Ultra-Low Power 9T FinFET Based SRAM Cell for IoT Applications

The rapid proliferation of Internet of Things (IoT) devices has escalated the demand for energy-efficient memory solutions. The development of SRAM (Static Random-Access Memory) has gathered significant attention, particularly for low-power applications and portable devices. This research introduces a novel approach to ensure robust performance and operational integrity, all while adhering to stringent power constraints amidst process and temperature fluctuations. This quest for alternative nano-devices has been ignited by the scaling and channel control challenges intrinsic to CMOS technology. Among the array of alternatives, including FinFETs, TFETs, and CNTFETs, FinFETs have emerged as strong contenders. FinFET SRAMs contribute to the ongoing drive for electronic devices to become more compact and energy-efficient. They offer a distinct advantage as a promising CMOS substitute, attributed to their high performance, stability, with low power consumption characteristics at the nanoscale. The study proposes an ultra-low power 9T FinFET based SRAM cell meticulously designed for IoT applications. Leveraging the unique attributes of FinFET based 9T cell, the proposed SRAM cell is tailored to achieving minimal power consumption while maintaining inherent stability. The study assesses the performance of the proposed SRAM cells for power dissipation, stability, speed, and energy efficiency, and compares them with existing SRAM structures. The results are obtained through the Monte Carlo simulation technique, which evaluates circuit performance under specified conditions. The study achieves remarkable efficiency gains with 9T SRAM cells compared to other configurations. Additionally, the reduced read and write access times facilitate expedited data retrieval and storage operations.

Investigating the Impact of Technology Scaling on Stability Performance of Sub-threshold Static Random Access Memory Bitcell Topologies

Static random-access memory (SRAM) is increasingly being used in VLSI circuits as a result of the development of portable devices. As the demand for low-power devices increases, sub-threshold operation of SRAMs has become a popular method to reduce power consumption but at the cost of reduced stability. The work aims to propose design parameters for SRAM bit cell topologies- 6T and 10T with proper device sizing and to investigate the impact of technology scaling on its stability performance in the sub threshold region. Moreover, analysis demonstrates the impact of variations of device sizing in terms of Cell ratio and Pull up ratio on stability margins of designed SRAM topologies. Simulations are carried out in the HSPICE environment using 16 nm and 22 nm CMOS process nodes. We find that the stability margins of 10T SRAM cell outperform the 6T SRAM cell; however stability margin decreases with decreasing technology nodes. The Read Static Noise Margin (RSNM) and Write Static Noise Margin (WSNM) of 10T SRAM cell is improved by 48.38% and 308.64% respectively in 22nm and 53.04% and 243.93% respectively in 16nm process technology as compare to 6T SRAM cell.

Design of power efficient and reliable hybrid inverter approach based 11 T SRAM design using GNRFET technology

Designing a power efficient and high-speed static random-access memory (SRAM) cell with improved noise stability using traditional complementary metal oxide semiconductor (CMOS) devices is an arduous task. Owing to balanced electrical properties of graphene nanoribbon field-effect transistor (GNRFET), its capability to realize high performance SRAM cells need a keen exploration. This article proposes an 11-transistor GNRFET SRAM cell which deploys hybrid inverter scheme. The hybrid inverter scheme encompasses two distinct inverters, based on stacked transistors and Schmitt trigger (ST) techniques. The simulations conducted using 16 nm GNRFET model in HSPICE simulator show that proposed SRAM cell has write power, hold power, read power, write static noise margin, hold static noise margin, read static noise margin, write delay and read delay of 0.445 nW, 0.978 µW, 1.8 nW, 225 mV, 222.8 mV, 225.1 mV, 24 pS and 49.6 pS, respectively. The results obtained for proposed SRAM cell have been found to be encouraging in contrast to previously reported SRAM cells implemented using 16 nm GNRFET model. Besides this, the effect of variation in various parameters of GNRFET on performance of proposed SRAM cell has been investigated in this article. The outstanding performance results of SRAM makes its suitable for developing high performance memories devices for biomedical digital gadgets, internet of things (IoT), artificial intelligence (AI) and smart agricultural applications.

A low power Schmitt-trigger driven 10T SRAM Cell for high speed applications

A single-sided Schmitt-trigger driven 10-transistor (ST 10T) static random access memory cell (SRAM) exhibiting lower power consumption, better read and write access time, improved hold and write stability are presented. Using a Schmitt-trigger inverter and a power gating approach, it has better read and write access time and stability. The single bitline structure with stacking effect lowers the proposed cell’s leakage power. The proposed ST 10T cell has a maximum reduction in power consumption of up to 9667.52 times than the considered structure. Furthermore, improvements in write ability and hold stability of up to 1.62 and 1.17 times respectively, are obtained over compared SRAM cells. The cell reduces read and write access times by up to 1.66 and 45.85 times, respectively. The Monte-Carlo (MC) simulations demonstrate the proposed cell’s resilient performance. The simulation is performed using Cadence Virtuoso GPDK 45 nm CMOS technology.

Interaction of Negative Bias Instability and Self-Heating Effect on Threshold Voltage and SRAM (Static Random-Access Memory) Stability of Nanosheet Field-Effect Transistors.

In this paper, we investigate the effects of negative bias instability (NBTI) and self-heating effect (SHE) on threshold voltage in NSFETs. To explore accurately the interaction between SHE and NBTI, we established an NBTI simulation framework based on trap microdynamics and considered the influence of the self-heating effect. The results show that NBTI weakens the SHE effect, while SHE exacerbates the NBTI effect. Since the width of the nanosheet in NSFET has a significant control effect on the electric field distribution, we also studied the effect of the width of the nanosheet on the NBTI and self-heating effect. The results show that increasing the width of the nanosheet will reduce the NBTI effect but will enhance the SHE effect. In addition, we extended our research to the SRAM cell circuit, and the results show that the NBTI effect will reduce the static noise margin (SNM) of the SRAM cell, and the NBTI effect affected by self-heating will make the SNM decrease more significantly. In addition, our research results also indicate that increasing the nanosheet width can help slow down the NBTI effect and the negative impact of NBTI on SRAM performance affected by the self-heating effect.

Radiation tolerant capacitor-SRAM without area overhead

In memory semiconductors such as a static random access memory (SRAM), a common problem is soft errors under radiation environment. These soft errors cause bit flips, which are referred to as single event upsets (SEUs). Some radiation-hardened SRAM cells such as a Quatro SRAM, we-Quatro SRAM, and DICE SRAM cells have been reported for years. However, these designs have the disadvantage of taking up more area than a conventional 6T SRAM cell. Thus, we propose a radiation-hardened SRAM cell design that we named capacitor-static random access memory (C-SRAM) without area overhead. The C-SRAM is formed by simply adding a capacitor to the conventional 6T SRAM. It was designed to mitigate the radiation effect using the conservation law of electrical charge. Moreover, it has the same cell size as the conventional 6T SRAM cell. Its static noise margins (SNMs), which are indicators of operational stability, are equal to the conventional 6T SRAM values of 530 mV, 220 mV, and 860 mV in hold, read, and write modes, respectively. The results of the SEU simulation test showed that it had 4.761 times better flipping tolerance than the conventional 6T SRAM with a charge value of 247.494 fC. In addition, irradiation experiments also confirmed that the C-SRAM cell was more tolerant than the 6T SRAM cell. The conventional 6T SRAM and C-SRAM were fabricated using a standard 0.18 μm CMOS process.

CNTFET-based SRAM cell design using INDEP technique

As the size of the transistor decreases in the nanoscale regime, certain parameters, such as, cell stability, power dissipation, and delay, have changed. This poses a significant challenge when attempting to scale down metal oxide semiconductor field effect transistor (MOSFET). The carbon nanotube field effect transistor (CNTFET) has exhibited remarkable advantages compared to MOSFETs in circuit designs within the nanoscale range, owing to its extraordinary characteristics. In this work, a CNTFET-based six-transistor (6T) static random access memory (SRAM) cell is designed using the low power input-dependent (INDEP) technique. The suggested circuits' performance and efficiency is enhanced using CNTFET technology. The suggested design undergoes circuit simulations using the 32 nm CNTFET Stanford model. The results obtained from the simulations indicate that the suggested INDEP 6T SRAM cell surpasses both the conventional 6T SRAM cell and the previous designs in terms of power dissipation, delay, and energy efficiency. The hold, read, and write operations use less power, and the hold and write operations take less time to complete. The suggested design also demonstrates improved energy efficiency for hold and read operations compared to the conventional design. Furthermore, a stability analysis is conducted on the suggested INDEP 6T SRAM cell using the static noise margin (SNM) metric. The suggested INDEP approach in comparison to the other schemes has greater SNMs for hold, write, and read operations, indicating improved SRAM cell stability.

Single ended 12T cntfet sram cell with high stability for low power smart device applications

Static random-access memory (SRAM) is the most prevalent type of memory used in current system-on-chips (SOC). SRAMs built using Complementary metal oxide semiconductor (CMOS) transistors, suffer from low stability and significant power dissipation at nano scale regime [1]. Studies show that the Carbon nanotube field effect transistor (CNTFET) are prominent to use at nano scale region. This article proposes a 12T CNTFET SRAM cell and its performance metrics like power, stability and delay are compared with various other recent SRAM cells by simulating them using CNTFETs. Two Schmitt trigger (ST) based cross coupled inverter arrangement make up the storage cell in the suggested 12T CNTFET SRAM bit cell. ST-based inverter has stacked N-type transistors, which reduces the circuit's leakage and the voltage transfer characteristics (VTC) of ST inverter is also sharper than the other conventional inverters, thereby enhancing the stability performance of the proposed bit cell. The cell also uses feedback cutting transistor and a separate read and write path to further improve the stability performances during read and write modes. The suggested 12T CNTFET SRAM cell shows higher write SNM, hold SNM and read SNM when compared to other state of the art SRAM cells. The read and write delay of the proposed 12T CNTFET SRAM cell is also seen to improve in contrast to the other SRAM designs. The proposed 12T CNTFET SRAM cell when simulated using 32 nm CNTFET at 0.9 V, shows write power, hold power, read power, write delay, read delay, write static noise margin (WSNM), HSNM and read static noise margin (RSNM), as 0.19 nW, 1.61 nW, 3.13 µW, 119 pS, 7.33 pS, 444 mV, 420 mV, 420 mV respectively. The suggested cell is also tested for parametric variations and its performance is also recorded. The proposed cell surpasses all other cells considered as far as power and stability are concerned making it suitable for usage in smart devices like smart bands, smart watches etc. A 32 nm Stanford University model is used to simulate the proposed 12T CNTFET SRAM cell using the HSPICE tool.

An energy-efficient design of ternary SRAM using GNRFETs

ABSTRACT The primary requirement of internet-of-things (IoT) applications is to have an energy-efficient design that extends the battery life for long-term operation. To achieve energy efficiency, one can employ multiple-valued logic (MVL) instead of binary logic and utilise graphene nanoribbon field-effect transistors (GNRFETs) as variable-threshold voltage (V th ) capable devices. The implementation of an MVL system enhances data transferability and reduces the number of interconnections, resulting in improved energy consumption compared to a binary system. In such systems, static random access memory (SRAM), which serves as a crucial component of very large-scale integrated (VLSI) chips, dominates energy consumption. This research paper introduces an energy-efficient ternary SRAM using GNRFETs. We propose a standard ternary inverter based on GNRFET devices, which serves as the fundamental building block of a storage cell. Simulation results conducted on a 32-nm GNRFET with a 0.9 V supply voltage demonstrate that the proposed design achieves energy consumption improvements ranging from 46.39% to 98.16% compared to the most recent ternary SRAMs. Furthermore, the SRAM cell is evaluated under various processes and environmental parameter variations.

Reliable single-ended ultra-low power GNRFETs-based 9T SRAM cell with improved read and write operations

This paper presents a reliable single-ended nine-transistor (9T) static random access memory (SRAM) cell which is based on 16 nm graphene nanoribbon FETs (GNRFETs) technology. Single-ended operation significantly reduces switching activity and layout area. Therefore, the power consumption and area of the proposed cell is enhanced by 48.9 % and 3.8 %, respectively, as compared to the 2-bitline (2-BL) 9T SRAM cell. A separate read and write port provides significant improvement in the read and write performance simultaneously. The performance of the proposed cell and other existing cells are evaluated using HSPICE-simulations. The multi-threshold technology is used to improve the performance of cells in terms of delay and power consumption. The proposed cell shows significant improvement in read stability and write-ability due to proper device sizing ratio. In nanometer regime, the cell is capable to operate at ultra low supply voltage of 300 mV due to outstanding electrical property of the GNRFETs devices.

Ultraflexible Monolithic Three-Dimensional Static Random Access Memory.

Flexible static random access memory (SRAM) plays an important role in flexible electronics and systems. However, achieving SRAM with a small footprint, high flexibility, and high thermal stability has always been a big challenge. In this work, an ultraflexible six-transistor SRAM with high integration density is realized based on a monolithic three-dimensional (M3D) design. In this design, vertical stacked n-type indium gallium zinc oxide thin film transistors and p-type carbon nanotube transistors share common gate and drain electrodes, respectively, saving interlayer vias used in traditional M3D designs. This compact architecture reduces the footprint of the SRAM cell from a six-transistor to a four-transistor area, saving 33% of the area, and significantly enables the SRAM to have the highest flexibility among the reported ones, withstanding a harsh deforming process (6000 cycles of bending at a radius of 500 μm) without performance degradation. Moreover, this design facilitates the thermal stability of the SRAM under high temperature (333 K). It also exhibits great static and dynamic performance, with the highest normalized hold noise margin of 73.6%, a maximum gain of 151.2, and a minimum static power consumption of 3.15 μW in hold operation among the reported flexible SRAMs. This demonstration provides possibilities for SRAMs to be used in advanced wearable system applications.

IMPACT OF SUPPLY VOLTAGE ON SRAM CELL POWER DISSIPATION UNDER DIFFERENT TOPOLOGIES

The high storage density and quick access times of Static Random Access Memory (SRAM) make it a critical component of many Very Large Scale Integration circuits. However, device scaling in today's technology leads to an increase in dynamic power and a decrease in noise margin, posing significant challenges to memory circuit design for the next generation of devices. In addition, sub-threshold leakage is also a concern. In recent years, the increasing demand for notebooks, laptops, IC memory cards, and mobile communication devices has driven the development of low-power, low-voltage memory circuits. Static Random Access Memoryis widely used as on-chip and off-chip memory for portable applications because they are easy to use and have minimal standby leakage. Since 60% to 70% of the chip memory is used, SRAM optimization is the focus of research. The SRAM cell's architecture and performance have been studied using various technologies to minimize power dissipation while maintaining stability. Based on the power dissipation, including static and dynamic power dissipation, and Static Noise Margin (SNM), the SRAM cell performance is compared with different topologies. The SNM fluctuation is considered along with the variation of supply voltage.

Circuit-level design of radiation tolerant memory cell

As transistors shrink in size, the integration density of memory circuits like Static Random Access Memory (SRAM) cells rises, making them increasingly susceptible to Single Event Effects (SEE). In the space environment, memory circuits face stability and reliability challenges due to the presence of various charged particles such as α-particles, neutrons, electrons, heavy ions, and photons. These high-energy particles create ion tracks when they strike the memory device, leading to upsets in the storage bits. Conventional 6 T SRAM cells are susceptible to these upsets. As a solution this paper proposes a new Radiation Tolerable (RT 13 T) SRAM cell that is better suited for deep-space applications compared to other memory cell. RT13T has been validated to withstand radiation hazards through Critical Charge (QCrit) analysis, which shows that it exhibits 1.17×, 1.1×, 1.94× and 1.06× highest QCritthan QUCCE 10 T/12 T,traditional 6 T and LIOR 13 T memory cells, respectively. As the comparison made, our Proposed RT 13 T saved by5.1 %,9.9 %, 20.1 % and 7 % of the power consumption compared to QUCCE10T/12 T/LIOR 13 T/SERSC-16 T SRAM cells at a nominal supply voltage of 0.7 V. It also exhibits shorter read delay (TRA) 10.6 %, 1.34 %, 9.6 %, 22.16 %compared to QUCCE 10 T/12 T,6T, SERSC-16Tmemory cells, respectively. In terms of stability,our proposed RT13T SRAM cell exhibits 2.32×/2.05×/2.9×/1.05×/1.01 × higher read stability as compared with QUCCE10T/12 T/6T/LIOR 13 T/SERSC-16 T memory cells during the read operation. The our proposed RT13T shows improvements in design metrics are at the expense of a longer write delay. To characterize the performances of the proposed RT13T, 16-nm CMOS predictive technology model and validated through extensive simulation with licensed PrimeSim HSPICE of Synopsys. The results of our proposed RT13T cell are compared with some other previously proposed memory cells such as 6 T, QUCCE 10 T, QUCCE 12 T, LIOR 13 T and SERSC-16 T memory cells. The obtained results are tabulated and plotted for graphical analysis. In terms of area consumption our proposed 13 T consumes 0.9×/0.6 × lesser area than QUCCE 12 T/SERSC-16 T memory cells but our proposed circuit consumes 3.1×/1.08×/1.05 × more area than QUCCE10T/conventional 6 T/LIOR 13 T because QUCCE10T and 6 T consist of less number of transistors in memory cells.The cell proposed in this paper demonstrates strong radiation-hardened capabilities and excellent overall performance, making it well-suited for aerospace electronic devices and ensuring stable operation in space radiation environments.

Design of SRAM Cell using Modified Lector and Dual Threshold Method Based on FINFET

FinFET (Fin Field Effect Transistor) is a new technology that satisfies the demand for a superior storage system by improving transistor circuit design (SS). CMOS devices experience a wide range of issues due to the gate's diminishing ability to control the channel. Increased total production costs are a few of these disadvantages. But this store needs to dissipate less power, have a quick access time, and a low leakage current. The increased power dissipation and leakage current of traditional CMOS-based SRAM (Static RAM) architectures cause a sharp decline in performance. The nanoscale gadget called FinFET is being introduced for use in SRAM fabrication due to its 3D gate architecture. The adoption of FinFET has helped boost overall performance in terms of efficiency, power, and footprint. And because it is immune to SCEs, FinFET has become the transistor of choice. In this study, we have examined a number of FinFET-based SRAM cells and compared them with CMOS technology. We have also suggested a novel 14T SRAM design that uses the Dual Threshold Method and Modified Lector Approach with FinFET, and it is implemented for the 1bit, 4bit, and 8bit.

-Memory Computing Based Reliable and High Speed Schmitt trigger 10T SRAM cell design

Static random access memories (SRAM) are useful building blocks in various applications, including cache memories, integrated data storage systems, and microprocessors. The von Neumann bottleneck difficulties are solved by in-memory computing. It eliminates unnecessary frequent data transfer between memory and processing units simultaneously. In this research, the replica-based 10T SRAM design for in-memory computing (IMC) is designed by adapting the word line control scheme in 14nm CMOS technology. In order to achieve high reading and writing capability, the Schmitt trigger inverter was used for energy-saving and stable use. To speed up the writing process of the design, a single transistor is inserted between the cross-coupled inverters. In addition, to increase the node capacity, the voltage boosting circuitry is emphasized. The adaptive word line control scheme was utilized by integrating the replica column based circuit. The Replica approach regulates signal flow through the core by using a dummy column and a dummy row in RAM. To demonstrate the viability of the suggested design, the simulated outcomes are contrasted with those of existing designs. The various performance metrics examined are Read Static Noise Margin (RSNM), Write (WSNM), Hold (HSNM), Read Access Delay (RAD), Write Access Delay (WAD), Read performance and Write performance the varying supply voltage is evaluated.

Comprehensive Study of Low-Power SRAM Design Topologies

Abstract: The need for low power in portable and smart devices is the demand to be fulfilled for sustaining the semiconductor industry. Static Random Access Memory (SRAM) is the main part of the core design in chips. It is important to reduce the leakage power consumption during the steady mode of the device for the long run of the battery. This article is about the study of different modules using pre-existing low power. Application of different methods other than lowering the supply voltage leads to an increment in the number of transistors in conventional 6T (six transistor) SRAM cells like 7T to 14T. Power gating and the Multi-threshold complementary metal oxide semiconductor (MTCMOS) technique is the most relevant method. Hybrid low power techniques are in high demand because it shows better results than using individual techniques. However, the biggest challenge is to maintain the area and delay as well. FinFET came into the scenario to overcome the leakage power and short channel effect due to scaling in CMOS. Comparative study analysis shows that FinFET decreases the overall power and delay even when the number of transistors increases. A comparison was done between 6T, 8T, and 10T using FinFET and CMOS in a paper, and concluded that FinFET shows 77.792% improved write power.

Improved Stability for Robust and Low-Power SRAM Cell Using FinFET Technology

In the current nanoscale regime, fin field effect transistor (FinFET) technology overcomes the limitations of metal oxide semiconductor field effect transistor (MOSFET) technology. Robust and low-power static random access memory (SRAM) design is a demanding task for memory designers, especially in the nanoscale regime. Therefore, this paper proposes a 10 transistor (10T)-based SRAM cell design using low-power FinFET technology. The proposed approach not only reduces the leakage current, but also improves cell stability in different states. The proposed SRAM cell is simulated and analyzed at a 10[Formula: see text]nm technology node using a multi-gate predictive technology model (PTM) for the transistors with a power supply of 0.7[Formula: see text]V. The comparison analysis is also presented with the existing designs. The read and write static noise margins, and SRAM electrical quantity matrix (SEQM) of the proposed SRAM cell are improved by 3.54×, 1.71× and 26.41×, respectively, compared with the conventional 6T (C6T) design. The reliability investigations and comparison of the proposed SRAM cell have been carried out using Monte Carlo simulations with [Formula: see text]% deviations in the process parameters. The reliability analysis shows that the proposed SRAM cell is less sensitive to process variations.

Design of Enhanced Reversible 9T SRAM Design for the Reduction in Sub-threshold Leakage Current with14nm FinFET Technology

Power dissipation is considered one of the important issues in low power Very-large-scale integration (VLSI) circuit design and is related to the threshold voltage. Generally, the sub-threshold leakage current and the leakage power dissipation are increased by reducing the threshold voltage. The overall performance of the circuit completely depends on this leakage power dissipation because this leakage and power consumption causes the components that are functioning by the battery for a long period to be washed-out rapidly. In this research, the reversible logic gate-based 9T static random access memory (SRAM) is designed in 14nm FinFET technology to reduce leakage power consumption in memory related applications. The Schmitt-trigger (ST)-based 9T SRAM cell is designed to attain high read-write stability and low power consumption using a single bit line structure. The reversible logic gates of Feynman (FG) and Fredkin gate (FRG) are combined to develop a row and column decoder in an SRAM design to diminish the leakage power. Moreover, the transistor stacking effect is applied to the proposed memory design to reduce the leakage power in active mode. The proposed reversible logic and transistor stacking based SRAM design is implemented in Tanner EDA Tool version 16.0. It also performs both read and write operations using the proposed circuit. The performance measures of read access time (RAT), write access time (WAT), read, write, and static power by varying supply voltage and temperature, delay and stability analysis (read/write static noise margin) are examined and compared with existing SRAM designs.

FinFET based SRAM cells design in various topologies using different power reduction techniques

<p>In Very Large Scale Integration (VLSI) design, device scaling is restricted due to subthreshold swing limitations and short channel effects. This article discusses the role of different power reduction techniques in the implementation of 14 nm fin-shaped field-effect transistor (FinFET) centered static random access memory (SRAM) cells with good subthreshold swing and reduced short channel effects (SCE). Dynamic threshold and power gating are incorporated in SRAM cells to advance the memory cell performance by reducing static power dissipation in standby mode. The power analysis was performed on different SRAM cells with different transistor count i.e., 6, 7, 8, and 9. The performance of SRAM cell is analysed in power dissipation and is reduced by 20% using power gating method and in dynamic threshold it is reduced to nano watts due to less leakage power.</p>
