Abstract

The Hg1−xCdxTe epilayers of p- and n-type and different Cd concentrations x (0.22–0.24) were investigated. The experimental and theoretical studies of the optical transmission spectra at room temperature were carried out for the determination of the x value on the surface, the composition profile and the cutoff wavelength at 80K. Analysis of the optical transmission data showed that LPE-layers usually have a nonlinear composition profile in contrast to the MBE-layers with the negligibly small composition gradient. These conclusions were confirmed by independent SIMS-measurements of the LPE and MBE films. Photoresponse experiments (T = 80K) on photoresistors and photodiodes prepared from Hg1−xCdxTe epilayers confirmed that the cutoff wavelengths correspond to the compositions, determined by the optical transmission method at room temperature.
