Coimplantation of P + Si and B + Si through a plasma-enhanced chemical-vapor deposition (PECVD) Si3N4 capping layer is used to improve the electrical properties and the uniformity of active implanted layers in SI GaAs. Single and double implantations of P before Si implantation are used to produce a LSS and approximately uniform concentration profile, respectively. The effect of B + Si coimplantation is verified at two energies. The carrier concentration-depth profile, sheet carrier concentration, Hall mobility, and activation efficiency are determined by means of C-U and Hall measurements. While coimplantation of P + Si increases the activation efficiency, coimplantation of B + Si has the opposite effect if the difference in the peak depth of B and Si implanted atoms is not larger than approximately 250 nm. Wahrend die Koimplantation von P+Si-Ionen den Aktivierungswirkungsgrad der Si-Atome erhoht, zeigt die Koimplantation von B + Si-Ionen einen umgekehrten Effekt, wenn die Differenz zwischen den Tiefen der implantierten B und Si Atome nicht groser als ca. 250 nm ist.
