Microstructural evaluation of interfacial intermetallic compounds between Sn58Bi and ENEPIG

BackgroundLow carbonization and Restriction of Hazardous Substances (RoHS) regulations have promoted the development of low-temperature lead-free solder. The solder and substrate are critical entities of joint connections. MethodsSn58Bi has been considered a promising low-temperature solder. Electroless nickel/electroless palladium/immersion gold (ENEPIG) is a good surface finish that prevents solder joints from oxidizing and extends the shelf life of the substrates. In this study, the interfacial reactions between the Sn58Bi solder and ENEPIG surface finish were systematically analyzed. Findings(Au,Pd,Ni)(Sn,Bi)4 was observed after reflow at 160 °C. Au and Pd dissolved into solder rapidly in the beginning. NiSn4 and Ni3Sn4 with small amounts of Au and Pd dissolution formed at the interface after aging. The morphology of NiSn4 evolved from block-like to needle-shaped and finally to a layered configuration as the aging temperature and time increase. Ni3Sn4 was observed between NiSn4 and substrate above 100 °C. This study established the growth mechanism of intermetallic compounds (IMCs) in the reaction between Sn58Bi and ENEPIG for low-carbon emitting processes.

Diffusion Barrier Properties of the Intermetallic Compound Layers Formed in the Pt Nanoparticles Alloyed Sn-58Bi Solder Joints Reacted with ENIG and ENEPIG Surface Finishes

Pt-nanoparticle (NP)-alloyed Sn-58Bi solders were reacted with electroless nickel-immersion gold (ENIG) and electroless nickel-electroless palladium-immersion gold (ENEPIG) surface finishes. We investigated formation of intermetallic compounds (IMCs) and their diffusion barrier properties at reaction interfaces as functions of Pt NP content in the composite solders and duration of solid-state aging at 100 °C. At Sn-58Bi-xPt/ENIG interfaces, typical Ni3Sn4/Ni3P(P-rich layer) microstructure was formed. With the large consumption of the Ni-P layer, the Ni-P and Cu layers were intermixed and Cu atoms spread over the composite solder after 500 h of aging. By contrast, a (Pd,Ni)Sn4/thin Ni3Sn4 microstructure was observed at the Sn-58Bi-xPt/ENEPIG interfaces. The (Pd,Ni)Sn4 IMC effectively suppressed the consumption of the Ni-P layer and Ni3Sn4 growth, functioning as a good diffusion barrier. Therefore, the Sn-58Bi-xPt/ENEPIG joint survived 500 h of aging without microstructural degradation. Based on the experimental results and analysis of this study, Sn-58Bi-0.05Pt/ENEPIG is suggested as the optimum combination for future low-temperature soldering systems.

Effective (Pd,Ni)Sn4 diffusion barrier to suppress brittle fracture at Sn-58Bi-xAg solder joint with Ni(P)/Pd(P)/Au metallization pad

In this study, we investigated the interfacial reactions and mechanical properties of Sn58Bi solders alloyed with Ag nanoparticles (NPs) after bonding with electroless nickel-immersion gold (ENIG) or electroless nickel-electroless palladium-immersion gold (ENEPIG) surface finish. On the ENIG surface finish, Ni3Sn4, Ni-Sn-P, and Ni3P layers were sequentially formed on the Ni(P) layer. On the ENEPIG surface finish, (Pd,Ni)Sn4 intermetallic compound was formed on thin Ni3Sn4/Ni3P on the Ni(P) layer, and it survived nine reflow cycles, unlike Sn-Ag-Cu solder joints in previous studies. This effectively stopped the formation of the Ni-Sn-P layer, which acted as an effective diffusion barrier to suppress the consumption of Ni in the Ni(P) layer. A mixed-mode fracture—partially through the bulk solder (ductile mode) and partially through Kirkendall voids in the Ni-Sn-P layer (brittle mode)—was observed with the Sn-58Bi-xAg/ENIG joint, whereas only ductile fracture was observed with the Sn-58Bi-xAg/ENEPIG joint. Alloying with 0.5 wt% Ag NPs strengthened the composite solder by refining the eutectic microstructure of the Sn58Bi solder and by inducing precipitation hardening with fine Ag3Sn particles. However, the addition of more Ag NPs led to mechanical degradation by re-coarsening of the eutectic microstructure and by providing an easy fracture path along the coarsened Ag3Sn/solder interface. The highest shear strength was obtained with Sn-58Bi-0.5Ag/ENEPIG, which was suggested to be the most reliable system for low-temperature soldering at 200 °C.

Comparative study between the Sn–Ag–Cu/ENIG and Sn–Ag–Cu/ENEPIG solder joints under extreme temperature thermal shock

The interfacial reactions and the growth behavior of interfacial intermetallic compounds (IMCs), as well as their effects on the mechanical properties of the Sn-3.0Ag-0.5Cu (SAC305)/electroless nickel-electroless palladium-immersion gold (ENEPIG) solder joints under extreme temperature thermal shock between − 196 °C and + 150 °C were investigated, and compared with those of the SAC305/electroless nickel-immersion gold (ENIG) solder joints. The morphology of (Cu, Ni)6Sn5 IMCs formed at the SAC305/ENIG interface transformed from column-type to polygon-type during extreme temperature thermal shock, while the needle-type and thin-layer-type (Cu, Ni, Pd)6Sn5 IMCs at the SAC305/ENEPIG interface completely transformed to chunk-type. The growth rate of interfacial IMCs in the SAC305/ENEPIG joint was slower in contrast to that in the SAC305/ENIG joint, since the Pd(P) layer in the ENEPIG surface finish inhibited the formation and growth of interfacial IMCs. After thermal shock for 400 cycles, the shear force of the SAC305/ENIG and SAC305/ENEPIG joints decreased about 29.06% and 9.79%, respectively. Moreover, the shear force of the SAC305/ENEPIG joints was consistently higher than that of the SAC305/ENIG joints. The SAC305/ENEPIG joints always fractured in the solder matrix, regardless of thermal shock cycles, while the fracture location of the SAC305/ENIG joints transferred from inside the solder matrix to partially inside the solder matrix and partially at the solder/IMC layer interface with increasing thermal shock cycles.

Effect of Ni(P) thickness in Au/Pd/Ni(P) surface finish on the electrical reliability of Sn–3.0Ag–0.5Cu solder joints during current-stressing

The effects of Ni(P) layer thickness (5 μm and 0.7 μm) on the microstructural behavior and electrical reliability of electroless-nickel electroless-palladium immersion gold (ENEPIG) (substrate-side) surface-finished printed circuit boards (PCBs) with Sn–3.0Ag–0.5Cu (SAC305) solder joints under current stressing of 9000 A/cm2 have been investigated. An organic solderability preservative (OSP) surface finish was applied on the chip-side. (Cu,Ni)6Sn5 and Cu6Sn5 intermetallic compound (IMC) layers were formed on the chip-side (the interface between SAC305 and the OSP surface finish) and substrate-side (the interface between the ENEPIG surface finish and SAC305) solder joints after reflow. The thicknesses of the (Cu,Ni)6Sn5 and Cu6Sn5 IMC layers of the chip- and substrate-side of the normal- and thin-ENEPIG/SAC305/OSP solder joints increased with increasing current stressing time, regardless of the nickel phosphorous (Ni(P)) layer thickness. The total IMC thicknesses of normal-ENEPIG/SAC305/OSP solder joints were relatively thinner than those of thin-ENEPIG/SAC305/OSP solder joints under current stressing for 50–120 h. This is the reason why only a P-rich Ni layer was formed at the interface between SAC305 solder and the Cu pad in the thin-ENEPIG/SAC305 solder joints under current stressing. Otherwise, the P-rich Ni and Ni(P) layers remained at the interface of the normal-ENEPIG/SAC305 solder joint under current stressing. The Ni(P) layer of the ENEPIG surface finish played an important diffusion barrier role by suppressing IMC growth and movement toward the SAC305 solder under current stressing. In the electrical evaluation, the time to failure at the normal-ENEPIG solder joint was relatively longer (approximately 2.2 times) than that of the thin-ENEPIG solder joint. Therefore, the relatively thick Ni(P) layer contained in the ENEPIG/SAC305/OSP solder joint is expected to attain higher electrical reliability under the electromigration test.

Effect of Epoxy on Mechanical Property of SAC305 Solder Joint with Various Surface Finishes Under 3-Point Bend Test.

Microstructures and mechanical property of Sn-3.0Ag-0.5Cu (SAC305) and epoxy Sn-3.0Ag-0.5Cu (epoxy SAC) solder joints were investigated with various surface finishes; organic solderability preservative (OSP), electroless nickel immersion gold (ENIG) and electroless nickel electroless palladium immersion gold (ENEPIG). Bending property of solder joints was evaluated by 3-point bend test method. Microstructure and chemical composition of solder joints was characterized by scanning electron microscope (SEM) and energy dispersive X-ray spectroscopy (EDX), respectively. Epoxy did not effect on intermetallic compound (IMC) morphology. Scalloped shaped Cu6Sn5 IMC was observed at OSP surface finish. Chunky-like shaped and needle-like shaped (Ni,Cu)6Sn5 IMC were observed at the solder/ENIG joint and solder/ENEPIG joint, respectively. The bending cycles of SAC305/OSP joint, SAC305/ENIG joints and SAC305/ENEPIG joints were 720, 440 and 481 cycle numbers. The bending cycles of epoxy SAC and three types surface finished solder joints were over 1000 bending cycles. Under OSP surface finish, bending cycles of epoxy SAC solder was approximately 1.5 times higher than those of SAC305 solder joint. Bending cycles of epoxy SAC solder was over twice times higher than those of SAC305 solder with ENIG and ENEPIG surface finishes. The bending property of epoxy solder joint was enhanced due to epoxy fillet held the solder joint.

Mechanical Reliability of the Epoxy Sn-58wt.%Bi Solder Joints with Different Surface Finishes Under Thermal Shock

The effect of thermal shock on the mechanical reliability of epoxy Sn-58wt.%Bi composite (epoxy Sn-58wt.%Bi) solder joints was investigated with different surface-finished substrates. Sn-58wt.%Bi-based solder has been considered as a promising candidate for low-temperature solder among various lead-free solders. However, Sn-58wt.%Bi solder joints can be easily broken under impact conditions such as mechanical shock, drop tests, and bending tests because of their poor ductility. Therefore, previous researchers have tried to improve the mechanical property of Sn-58wt.%Bi solder by additional elements and mixtures of metal powder and epoxy resin. Epoxy Sn-58wt.%Bi solder paste was fabricated by mixing epoxy resin and Sn-58wt.%Bi solder powder to enhance the mechanical reliability of Sn-58wt.%Bi solder joints. The epoxy Sn-58wt.%Bi solder paste was screen-printed onto various printed circuit board surfaces finished with organic solder preservatives (OSP), electroless nickel immersion gold (ENIG), and electroless nickel electroless palladium immersion gold (ENEPIG). The test components were prepared by a reflow process at a peak temperature of 190°C. The thermal shock test was carried out under the temperature range of − 40 to 125°C to evaluate the reliability of Sn-58wt.%Bi and epoxy Sn-58wt.%Bi solder joints. The OSP-finished sample showed a relatively higher mechanical property than those of ENIG and ENEPIG after thermal shock. The average number of cycles for epoxy Sn-58wt.%Bi solder with the OSP surface finish were 6 times higher than that for Sn-58wt.%Bi solder with the same finish. The microstructures of the solder joints were investigated by scanning electron microscopy, and the composition of the intermetallic compound (IMC) layer was analyzed by using energy dispersive spectrometry. Cu6Sn5 IMC was formed by the reaction between Sn-58wt.%Bi solder and a OSP surface-finished Cu after the reflow process. Ni3Sn4 IMC and (Ni, Pd)3Sn4 IMC were formed at the solder joints between the ENIG and solder, and between ENEPIG surface finish and solders, respectively.

Intermetallic Compound Growth between Electroless Nickel/Electroless Palladium/Immersion Gold Surface Finish and Sn-3.5Ag or Sn-3.0Ag-0.5Cu Solder

Using an electroless nickel/electroless palladium/immersion gold (ENEPIG) surface finish with a thick palladium–phosphorus (Pd-P) layer of 1 μm, the intermetallic compound (IMC) growth between the ENEPIG surface finish and lead-free solders Sn-3.5Ag (SA) or Sn-3.0Ag-0.5Cu (SAC) after reflow soldering and during solid-state aging at 150°C was investigated. After reflow soldering, in the SA/ENEPIG and SAC/ENEPIG interfaces, thick PdSn4 layers of about 2 μm to 3 μm formed on the residual Pd-P layers (~ 0.5 μm thick). On the SA/ENEPIG interface, Sn was detected on the upper side of the residual Pd-P layer. On the SAC/ENEPIG interface, no Sn was detected in the residual Pd-P layer, and Cu was detected in the interface between the Pd-P and PdSn4 layers. After 300 h of aging at 150°C, the residual Pd-P layers had diffused completely into the solders. In the SA/ENEPIG interface, an IMC layer consisting of Ni3Sn4 and Ni3SnP formed between the PdSn4 layer and the nickel–phosphorus (Ni-P) layer, and a (Pd,Ni)Sn4 layer formed on the lower side of the PdSn4 layer. On the SAC/ENEPIG interface, a much thinner (Pd,Ni)Sn4 layer was observed, and a (Cu,Ni)6Sn5 layer was observed between the PdSn4 and Ni-P layers. These results indicate that Ni diffusion from the Ni-P layer to the PdSn4 layer produced a thick (Pd,Ni)Sn4 layer in the SA solder case, but was prevented by formation of (Cu,Ni)6Sn5 in the SAC solder case. This causes the difference in solder joint reliability between SA/ENEPIG and SAC/ENEPIG interfaces in common, thin Pd-P layer cases.

Effects of Aging Treatment on Mechanical Properties of Sn-58Bi Epoxy Solder on ENEPIG-Surface-Finished PCB

The mechanical properties of Sn-58Bi epoxy solder were evaluated by low-speed shear testing as functions of aging time and temperature. To determine the effects of epoxy, the interfacial reaction and mechanical properties of both Sn-58Bi and Sn-58Bi epoxy solder were investigated after aging treatment. The chemical composition and growth kinetics of the intermetallic compound (IMC) formed at the interface between Sn-58Bi solder and electroless nickel electroless palladium immersion gold (ENEPIG) surface finish were analyzed. Sn-58Bi solder paste was applied by stencil-printing on flame retardant-4 substrate, then reflowed. Reflowed samples were aged at 85°C, 95°C, 105°C, and 115°C for up to 1000 h. (Ni,Pd)3Sn4 IMC formed between Sn-58Bi solder and ENEPIG surface finish after reflow. Ni3Sn4 and Ni3P IMCs formed at the interface between (Ni,Pd)3Sn4 IMC and ENEPIG surface finish after aging at 115°C for 300 h. The overall IMC growth rate of Sn-58Bi solder joint was higher than that of Sn-58Bi epoxy solder joint during aging. The shear strength of Sn-58Bi epoxy solder was about 2.4 times higher than that of Sn-58Bi solder due to the blocking effect of epoxy, and the shear strength decreased with increasing aging time.

Drop Reliability of Epoxy-contained Sn-58 wt.%Bi Solder Joint with ENIG and ENEPIG Surface Finish Under Temperature and Humidity Test

The influence of two kinds of surface finish, namely electroless nickel immersion gold (ENIG) and electroless nickel electroless palladium immersion gold (ENEPIG), on the interfacial reactions and drop reliability of epoxy-enhanced Sn-58 wt.%Bi solder has been investigated after temperature–humidity storage tests. The chemical composition and morphology of intermetallic compounds (IMCs) were characterized by scanning electron microscopy, energy-dispersive x-ray spectroscopy, and electron probe microanalysis. Also, the mechanical reliability of solder joints was evaluated using board-level drop tests. The Sn-Bi epoxy solder/ENEPIG joint exhibited higher IMC growth rate than the Sn-Bi epoxy solder/ENIG joint. After 500 h at 85°C/85% RH storage condition, new IMCs were formed on the Ni3Sn4 layer in samples with both surface finishes. The results of board-level drop tests showed that the number of drops was higher for the ENIG than the ENEPIG surface finish. Solder joint fracture occurred along the interface between the solder and IMC layer for the ENIG surface finish. However, with the ENEPIG surface finish, the crack propagated between the IMCs.

Board Level Drop Reliability of Epoxy-Containing Sn-58 mass% Bi Solder Joints with Various Surface Finishes

Board-level drop reliability testing under JEDEC (Joint Electron Device Engineering Council) drop conditions was conducted for low-temperature Sn-58 mass%Bi solder joints. The effects of surface finish and the number of reflow processes (one, three, or five) on the drop reliability of the Sn-58Bi joints were evaluated. Three types of surface finishes were used including electroless nickel immersion gold (ENIG), electroless nickel electroless palladium immersion gold (ENEPIG), and organic solderability preservatives (OSP). We successfully fabricated six types of drop test specimens with various surface finishes and bonding materials, and then performed the board-level drop tests. The board-level drop reliability was improved when using the composite Sn-58Bi solder with epoxy as compared to Sn-58Bi solder without epoxy. In addition, the reliability of the Sn-58Bi epoxy solder/OSP joint was better than both the ENIG and ENEPIG surface finishes. When the number of reflow processes increased, the drop reliability showed two different behaviors; specifically, the reliability of the ENIG and ENEPIG surface finishes decreased while the OSP surface finish improved. The existence of epoxy in the solder paste improved the drop reliability of the solder joints. After drop testing, cracks propagated differently with different surface finishes, namely between Ni3Sn4 IMCs and the Ni-P layer for the ENIG surface finish, between Ni3Sn4 IMCs and the solder bulk for the ENEPIG surface finish, and within the solder bulk for the OSP surface finish. These data show that, when it is necessary to perform repeated reflow processes for electronic components, solder joints with an OSP surface finish provide better drop test reliability results.

Evaluation of ENEPIG and Immersion Silver Surface Finishes Under Drop Loading

The effect of printed circuit board surface finish on the drop loading reliability of ball grid array (BGA) solder interconnects has been examined. The finishes examined include electroless nickel/electroless palladium/immersion gold (ENEPIG) and immersion silver (ImAg). For the ENEPIG finish, the effect of the Pd plating layer thickness was evaluated by testing two different thicknesses: 0.05 μm and 0.15 μm. BGA components were assembled onto the boards using either eutectic Sn-Pb or Sn-3.0Ag-0.5Cu (SAC305) solder. Prior to testing, the assembled boards were aged at 100°C for 24 h or 500 h. The boards were then subjected to multiple 1500-g drop tests. Failure analysis indicated the primary failure site for the BGAs to be the solder balls at the board-side solder interface. Cratering of the board laminate under the solder-attached pads was also observed. In all cases, isothermal aging reduced the number of drops to failure. The components soldered onto the boards with the 0.15-μm-Pd ENEPIG finish with the SAC305 solder had the highest characteristic life, at 234 drops to failure, compared with the other finish–solder combinations.

Evaluation of the Bondability of the Epoxy-Enhanced Sn-58Bi Solder with ENIG and ENEPIG Surface Finishes

The effect of different surface finishes, electroless nickel immersion gold (ENIG) and electroless nickel electroless palladium immersion gold (ENEPIG), on the mechanical properties of Sn-58Bi bumps made with solder paste enhanced with epoxy were investigated. The microstructure and fracture surfaces were observed with scanning electron microscopy, and the compositions of the IMC and solder were measured using energy dispersive spectrometry and an electron probe micro-analyzer (EPMA). To evaluate the mechanical properties, low-speed shear tests and board-level drop tests were performed. The result of the shear tests showed that the bonding strength of the epoxy-enhanced Sn-58Bi solder bumps was higher than that of Sn-58Bi solder for all surface finishes, because of the epoxy surrounding the solder, and the fracture surfaces of epoxy-enhanced Sn-58Bi indicated ductile fracture in the solder joint. However, the result of the drop tests showed that samples with the ENIG and ENEPIG surface finishes had lower drop numbers compared to the sample without these surface finishes. The lower performance resulted from insufficient ejection of epoxy from the ENIG and ENEPIG surface finishes during reflow, which reduced the interfacial bonding area.

Review of Capabilities of the ENEPIG Surface Finish

Surface finishes are used to protect exposed copper metallization in printed circuit boards from oxidation and to provide a solderable surface on which to mount electronic components. While it is true that some people have called electroless nickel electroless palladium immersion gold (ENEPIG) a “universal finish” for a wide range of applications from wire bonding to solder interconnects, this paper provides a review of the current literature on ENEPIG and assesses its overall capabilities compared to other surface finishes. Gaps in understanding the performance of ENEPIG as a printed wiring board surface finish are identified and further testing is recommended.

Evaluation of mechanical properties of low-Ag ball grid array solder joints using a high-speed ball shear test

Solder joints of Sn–1.0Ag and Sn–1.0Ag–0.1Ce on electroless nickel/electroless palladium/immersion gold (ENEPIG) were studied and mechanically evaluated using a high-speed shear test. The effect of Pd thickness in ENEPIG on the reliability of solder joints was evaluated after multiple reflows. Microstructural observations of the solder joint interfaces and fractures after shear tests are shown. For comparison, conventional SAC305 Pb-free solder was also mechanically evaluated under the same conditions. By adding a thin Pd layer in ENEPIG surface finish, the intermetallic compound (IMC) layer’s morphology of SAC305 change from needle type (as Pd thickness=0μm) to scallop type (as Pd thickness=0.1μm). While the intermetallic compounds (IMCs) layer’s morphology of 1.0Ag solders change from facet type (as Pd thickness=0μm) to needle type (as Pd thickness=0.1μm). ENEPIG with thicker Pd layers was suitable for 1.0Ag solders during high speed shear test whereas conventional SAC305 showed the highest shear strength with an ENIG surface finish.

Effect of Pd thickness on wettability and interfacial reaction of Sn-1.0Ag-Ce solders on ENEPIG surface finish

The wetting balance test was used to study the wettability of Sn-1.0Ag-Ce (Ce content = 0, 0.1, 0.3, and 0.5 wt%) solder alloys on electroless nickel/electroless palladium/immersion gold (ENEPIG) surface finishes with Pd thicknesses of 0, 0.05, 0.1, and 0.15 μm. Scanning electron microscopy was used to evaluate the interfacial reaction between the molten solders and surface finish materials during the wetting test. The Ni3Sn4 intermetallic compound (IMC) plays an important role in promoting wetting properties. The Pd layer retards formation of the Ni3Sn4 IMC and changes its morphology, thereby affecting the wettability of the surface finish/solder systems. ENEPIG surface finishes seem to be suitable for use with cerium-containing solders.

Effect of ENEPIG Surface Finish on the Vibration Reliability of Solder Interconnects

Surface finishes are used to preserve and promote solderability of exposed copper metallization on printed wiring boards. While in the best of worlds, the solder used in assembly should dictate the solder interconnect reliability, surface finishes are known to have an effect. The effect of surface finishes on solder interconnect reliability can be particularly strong under high strain rate loading conditions. In this study, durability of solder interconnects formed between BGAs and electroless nickel, electroless palladium, immersion gold (ENEPIG) finished pads assembled using SnPb and SAC305 solders under harmonic vibration loading is examined. ENEPIG test specimens with two thicknesses of palladium were evaluated. Isothermal preconditioning levels at 100°C for 24 hrs and 500 hrs were included to evaluate the impact of intermetalic evolution on the durability of the soldered interconnects. For comparison, tests specimens created with immersion silver (ImAg) finished printed wiring boards were also included. The failure data obtained found the durability of interconnects formed with ENEPIG finish was comparable or better durability than the durability of interconnects formed with ImAg finish irrespective of the solder. The tests indicate that the use of a thicker palladium layer reduced the degradation in durability which occurred from isothermal aging.

Effect of Pd Thickness on the Interfacial Reaction and Shear Strength in Solder Joints Between Sn-3.0Ag-0.5Cu Solder and Electroless Nickel/Electroless Palladium/Immersion Gold (ENEPIG) Surface Finish

Intermetallic compound formation at the interface between Sn-3.0Ag-0.5Cu (SAC) solders and electroless nickel/electroless palladium/immersion gold (ENEPIG) surface finish and the mechanical strength of the solder joints were investigated at various Pd thicknesses (0 μm to 0.5 μm). The solder joints were fabricated on the ENEPIG surface finish with SAC solder via reflow soldering under various conditions. The (Cu,Ni)6Sn5 phase formed at the SAC/ENEPIG interface after reflow in all samples. When samples were reflowed at 260°C for 5 s, only (Cu,Ni)6Sn5 was observed at the solder interfaces in samples with Pd thicknesses of 0.05 μm or less. However, the (Pd,Ni)Sn4 phase formed on (Cu,Ni)6Sn5 when the Pd thickness increased to 0.1 μm or greater. A thick and continuous (Pd,Ni)Sn4 layer formed over the (Cu,Ni)6Sn5 layer, especially when the Pd thickness was 0.3 μm or greater. High-speed ball shear test results showed that the interfacial strengths of the SAC/ENEPIG solder joints decreased under high strain rate due to weak interfacial fracture between (Pd,Ni)Sn4 and (Cu,Ni)6Sn5 interfaces when the Pd thickness was greater than 0.3 μm. In the samples reflowed at 260°C for 20 s, only (Cu,Ni)6Sn5 formed at the solder interfaces and the (Pd,Ni)Sn4 phase was not observed in the solder interfaces, regardless of Pd thickness. The shear strength of the SAC/ENIG solder joints was the lowest of the joints, and the mechanical strength of the SAC/ENEPIG solder joints was enhanced as the Pd thickness increased to 0.1 μm and maintained a nearly constant value when the Pd thickness was greater than 0.1 μm. No adverse effect on the shear strength values was observed due to the interfacial fracture between (Pd,Ni)Sn4 and (Cu,Ni)6Sn5 since the (Pd,Ni)Sn4 phase was already separated from the (Cu,Ni)6Sn5 interface. These results indicate that the interfacial microstructures and mechanical strength of solder joints strongly depend on the Pd thickness and reflow conditions.

Evaluation of ENEPIG Surface Treatment for High-reliability PCB in Mobile Module

We evaluated characteristics of ENEPIG (Electroless Nickel Electroless Palladium Immersion Gold) surface treatment for mobile equipment that requires high reliability, in addition to investigating surface treatment processes for semiconductor boards that require high reliability such as regular PCB-package systems, board-on-chip, chip-scaled package (CSP), etc and application for semiconductor package board of SIP, BOC. As a result, it appeared that ENEPIG has superior properties compared to ENIG surface treatment in corrosion resistance, solder junction, wetting, etc. We anticipate that these results will be able to lend credibility to ENEPIG as a low-cost alternative for producing mobile devices such as the cell phones, especially when applied to mass production.

Pure Palladium and Palladium Phosphorus Depositions Used in ENEPIG and ENEP Surface Finishes – Comparison of Physical Properties and Their Influence on Soldering and Au Wire Bonding

As a surface finish, electroless nickel / electroless palladium / immersion gold (ENEPIG) has received increased attention for both packaging/IC-substrate and PWB applications. With a lower gold thickness compared to conventional electroless nickel / immersion gold (ENIG) the ENEPIG finish offers the potential for higher reliability, better performance and reduced cost.[1,2] This paper shows the benefits of using a pure palladium layer in ENEPIG and ENEP (Electroless Nickel / Electroless Palladium) surface finishes in terms of physical properties and in terms of gold wire bonding and solder joint integrity.
