Abstract

The microstructure of multilayer epitaxial GaAs layers was investigated and Schottky diodes with the mesa structure were fabricated on such layers. It was found that diodes in which the electric field was strongly localized near the surface had “soft” voltage-current characteristics. Similar characteristics were observed in epitaxial structures with high densities of structural defects and second-phase switching.
