Abstract
Singlemode operation of 1.55 µm gain-coupled DFB lasers with a large sidemode suppression ratio over a wide temperature range of –40 – 85°C is reported. The structure was based on eight compressively strained multiquantum wells for high temperature operations and a first-order grating partially etched into the quantum wells for lasing wavelength control.
