Abstract

In this paper, the packaging of 1200V/75A Silicon Carbide (SiC) power module for a 5kW motor driving system was studied. The SiC power module integrated 3 phases switch, braking and rectifier functions. For prediction the performance of SiC power module, the thermal, thermomechanical and electric performance was simulated and analyzed. The assembly processes of SiC power module were chip bonding on a ceramic substrate, DBC bonding on Cu base plate and interconnection by heavy wire bonding. The static and dynamic performance was measured. The results showed that SiC power module was able to operate at 200oC. It is higher than the conventional Si IGBT power module(150t). The switching loss of SiC power module was only 1/3 of Si IGBT power module. Finally, the efficiency of SiC power module on a 5kW inverter system was about 97%.
