Abstract

Photoluminescence under YAG laser excitation, photoluminescence excitation spectra and thermal (and optical) capacitance transient measurements have been carried out on semi-insulating, n and p type InP:Fe. The results are found to be consistent with the thermal and optical properties of a single charge state Fe 2+ of iron in the gap for which we propose an energy level scheme. Excitation of the 0.35 eV intracentre Fe 2+ transition is due to an electron capture by Fe 3+ giving an Fe 2+ centre in the 5T 2 excited state which relaxes radiatively to the 5E ground state. A new band at 0.5 eV related to iron is also reported and its origin is discussed.
