Abstract

The distribution on interface states between boron nitride dielectric films and n-type InP has been studied. The boron nitride films were deposited in a plasma-enhanced chemical vapor deposition system using several growth conditions. MIS structures were fabricated for the study of both the upper and the lower half band gap interface states. The results are compared to those obtained on oxide MIS structures.
