Abstract

Potential and advances of HEMT (high electron mobility transistor) technology are described. First, device requirements for digital and analog applications are outlined and state-of-the-art performance of HEMTs is presented. Second, microwave characteristics are discussed and noise performance is reviewed. Third, implemented HEMT integrated circuits including fully decoded 1kb static RAMs are summarized.
