Abstract

Recent wide-spread R&D to advance the high electron mobility transistor (HEMT) technology has led to high-speed low-power LSI circuits and ultralow noise amplifiers. HEMT multibit data registers with 1.1 K gates have been developed for supercomputers in the National Research and Development Program of Japan. In discrete device applications, low-noise HEMTs are commercially available and are in use in broadcast satellite and radio telescope systems. This paper reviews the state-of-the-art HEMT technology developed for the specific application areas in computer and communication systems.
