Abstract
In summary, a novel ridge structure with the optical antiguiding layers for horizontal transverse modes was proposed. Lasing characteristics were analyzed with the distance from the bottom of the mesa to the bottom of the upper guiding layer d as a parameter. It was found that the threshold current and kink levels are improved, while keeping I–V characteristics. In the proposed ridge structure, the optical antiguiding layers at both sides of the mesa suppressed spatial hole burning, leading to concentration of the injected current into the active region below the mesa and reduction of optical gains for higher order transverse modes, with an increase in the step in the guiding layer Δt.
