Abstract
A simplified process for fabricating nanometre-scale trenches in Si 3N 4 using high voltage electron beam lithography and CHF 3/O 2 RIE has been developed. The process can be used on both bulk and thin substrates and has demonstrated a resolution of better than 20nm.
