Abstract

The reduced scattering volume in resist and a reduction in chromatic effects in the electron optics of a high-voltage variable-shape electron beam lithography system has enabled high aspect ratio structures to be produced. Theoretical results from a resist exposure model are shown and discussed for thick resist layers exposed by high energy electrons. Submicron structures with dimensions approaching the spherical aberration limit of the machine are presented.
