Abstract

An experimental study of tunnelling currents in thin multilayers of A1-A12O3 has been performed. The detailed properties of a potential barrier of A12O3 are examined in one barrier structure. The effect of resonant tunnelling is investigated in double-barrier and triple-barrier structures, and negative resistances ore observed at 77°K in the triple-barrier structure. It is considered that these negative resistances are caused by the effect of resonant tunnelling, compared to the theoretical consideration of quasi-stationary energy levels in such a structure.
