On presente une diode a double barriere a puits quantiques (DBQW) avec un puits non dope en AsGa entre 2 barrieres en forme de triangle a dopage delta. Les caracteristiques I-V montrent la resistance negative differentielle (NDR) type n obtenue a faible polarisation ainsi que la NDR type S obtenue a forte polarisation
