Abstract
High-density packaging concepts need to be studied to meet the demands from telecommunication and radar applications which require large operational bandwidth and system compactness. In this work, package design of a transmitter SiGe flip-chip with C4 solder ball interface on a multilayer PCB operating around 94 GHz is presented.
