High-speed carbon nanotube photodetector based on a planarized silicon waveguide

The integration of silicon waveguides with low-dimensional materials with excellent optoelectronic properties can enable compact and highly integrated optical devices with multiple advantages for multiple fields. A carbon nanotube (CNT) photodetector integrated on the silicon waveguide has the potential to meet on-chip high-speed optical interconnection systems, based on the outstanding properties of CNTs such as picosecond-level intrinsic photoresponse time, high charge carrier mobility, broad spectral response, high absorption coefficient, and so on. However, the thermal stability of the device may be compromised due to the local suspension in the channel for the height difference between the WG and the substrate. Here, we report a low-cost and low-optical-loss method to achieve the planarized silicon waveguide. After that, the CNT photodetectors integrated on the original and planarized waveguide with asymmetric palladium (Pd)-hafnium (Hf) metal contacts are fabricated. The influence of this planarization method on the performance of devices is analyzed via comparing the dark leakage current, the leakage current rectification ratio (CRR), the series resistances (R S ), and the photoelectric response. Finally, a CNT photodetector based on the planarized waveguide with a photocurrent (Iph) ∼510.84nA, a photoresponsivity (R I ) ∼51.04mA/W, the dark current ∼0.389µA, as well as a 3 dB bandwidth ∼34GHz at the large reverse voltage −3V is shown.

Single wavelength MDM-PDM 800-Gb/s net data rate transmission over a standard multimode fiber employing a Kramers-Kronig receiver.

We propose a high-speed multimode fiber short-reach optical interconnect system based on a Kramers-Kronig (KK) field reconstruction with the mode division multiplexing (MDM) and polarization division multiplexing (PDM) technology. In this work, the LP01, LP21a, LP21b, and LP02 modes are selected as independent channels to carry information. The demonstration achieved the 800 Gb/s net data rate per wavelength with a bit-rate-distance-product (BDP) of 8 Tb/s·km. To the best of our knowledge, this is the highest experimental record of a single wavelength BDP over the SMMF with KK detection. In addition, we discuss the system performance after all multiple-input multiple-output (MIMO) and partial MIMO processing and give guidance on the trade-off between system performance and computational resource.

Thermal characteristics of high-power vertical cavity surface emitting laser array

Due to the excellent characteristics such as good beam quality, dynamic single-longitudinal mode, low power consumption, and good wavelength stability, especially easy-to-integrate high-density 2D area arrays, vertical-cavity surface-emitting laser (VCSEL) is widely used in optical identification, optical interconnection systems, optical data storage and other fields. In recent years, with the improvement of materials and process technology, VCSEL has played an increasingly important role in the fields of smartphone face recognition, drone obstacle avoidance, virtual reality/augmented reality (VR/AR), sweeping robots, home cameras, etc., and with the rapid development and application of 5G communication, VCSEL will become an indispensable main component. However, due to the introduction of distributed Bragg mirrors, the thermal effect of VCSEL is very serious, especially when VCSEL is integrated into an array device, current-induced self-heating of each individual array cell and the thermal coupling among array cells have become the major factors contributing to thermal rollover and hence restraining the optical output performance of the VCSEL arrays. Therefor it is of great significance to study the thermal characteristics of VCSELs, in order to solve the problem of thermal crosstalk between single-tube devices, and increase the life of the device. This paper analyzes the influence of cell spacing and arrangement on the thermal crosstalk phenomenon and thermal diffusion performance of VCSEL array device based on the finite element model. The simulation results show that the maximum temperature of the device decays exponentially with the increase of cell spacing, the thermal crosstalk phenomenon and thermal diffusion performance of VCSEL array devices are significantly improved. When the cell spacing is 120 μm, the influence between the cells is small, the thermal crosstalk phenomenon is significantly improved, and the heat dissipation effect is better. On this basis, four non-square VCSEL arrays with 16 cells are designed, and it can be seen that compared with the square arrangement, the isosceles triangle, pentagonal and hexagonal configurations have improved the thermal crosstalk phenomenon and thermal diffusion performance, and the overall temperature rise of the VCSEL array is significantly reduced. The thermal crosstalk phenomenon of the pentagonal arrangement is significantly improved, and the device temperature is 37.32 ℃, which is the best effect among several arrangement methods. According to the results of theoretical simulation, the VCSEL array devices with different arrangements are prepared and characterized on the same epitaxial wafer by the same process. From the <i>P</i>-<i>I</i>-<i>V</i> characteristic curves, it can be seen that the threshold currents of isosceles triangles, pentagons and hexagons are lower than those of the square arrangement, and the maximum output power is higher than that of the square arrangement, especially the maximum output power value of the pentagonal is 150 mW. The results show that the new arrangement can effectively improve the thermal crosstalk phenomenon between the cells, increase the output power of the device, and make the VCSEL array device have good optoelectronic and thermal characteristics.

Mode-Independent Optical Switch Based on Graphene-Polymer Hybrid Waveguides

Mode-division multiplexing (MDM) is a promising multiplexing technique to further improve the transmission capacity of optical communication and on-chip optical interconnection systems. Furthermore, the multimode optical switch is of great importance in the MDM system, since it makes the MDM system more flexible by directly switching multiple spatial signals simultaneously. In this paper, we proposed a mode-independent optical switch based on the graphene–polymer hybrid waveguide platform that could process the TE11, TE12, TE21 and TE22 modes in a few-mode waveguide. The presented switch is independent of the four guided modes, optimizing the buried position of graphene capacitors in the polymer waveguide to regulate the coplanar interaction between the graphene capacitors and spatial modes. The TE11, TE12, TE21 and TE22 modes can be regulated simultaneously by changing the chemical potential of graphene capacitors in a straight waveguide. Our presented switch can enable the independent management of the spatial modes to be more flexible and efficient and has wide application in the MDM transmission systems.

A comparison between certain graph parameters of biswapped networks and their maximal twin-preserving subgraphs with applications in determining complexity

The study of different objects, such as the properties of algebraic structures, the analysis of chemical graph structures without experiment, and understanding networks through topological indices (TIs), is among the modern directions in graph theory. The analysis of different networks, such as the Benes network, butterfly network, hex-derived network and biswapped network, using TIs is one of the modern research fields. The storage and transfer of data carrying certain information has always remained a modern world problem. The optoelectronic technology used in optical transpose interconnection systems (OTIS) is efficient in outcome over an electrical system due to the minimum power consumption and broad bandwidth. By combining the use of wireless and electrical technologies, OTIS has developed into a valuable network and boosted the efficiency of contemporary optoelectronic computers. A special type of OTIS is the biswapped network over the path graph Pn , denoted by . In this article, a maximal twin-preserving subgraph of a biswapped network over the path graph Pn is constructed. Moreover, the biswapped network and its constructed subgraph are compared through ev-degree- and ve-degree-dependent TIs. In addition to this, to analyse the complexity of and through information functional-based entropies, we define ve-degree- and ev-degree-based information functionals and compute formulae for ve-degree- and ev-degree-based entropies. The analytical formulae, tables and graphical trends are used to describe a comparison between the TIs and entropies of and . It is shown that the values of TIs and entropies only differ by a constant depending on the value of n.

Reconfigurable Generation of PAM-4 Signal Based on Fano Effect for Optical Interconnect Systems

We present a novel low-power architecture for the generation of multilevel pulse amplitude modulation (PAM-4) signal generation. A new structure of a micro-ring resonator based on a 4´4 MMI (Multimode interference) coupler is proposed to control the coupling coefficient and Fano shapes. Based on this structure, a high linearity of the transmission is created, compared with the Mach Zehnder Interferometer (MZI) conventional structure. Here, instead of using directional couplers and MZI as shown in the previous reports, in our method only two 4´4 multimode interference structures on silicon on insulator (SOI) waveguides has been used. The new design is compatible and suitable for the current CMOS fabrication technology. In this work, the special design is as follows: one of two MMI couplers is used to be a micro-ring resonator and two segmented phase shifters are used in the micro-ring resonator to generate 4 levels of the PAM-4 signal. The micro-ring resonator is controlled to work at the over-coupled region, so the Fano effect can be generated. This proposed PAM-4 architecture uses the generated Fano effect, therefore an extreme reduction in power consumption can be achieved. A large fabrication tolerance of ±500 nm and a compact footprint of 10´500 µm2 can be carried-out. The device is simulated and optimally designed using the FDTD (finite difference time domain) and EME (Eigenmode Expansion). This architecture can be useful for optical interconnects and data center network applications.

Multiplexing of bias-controlled modulation modes on a monolithic III-nitride optoelectronic chip.

III-nitride optoelectronic chips have tremendous potential for developing integrated computing and communication systems with low power consumption. The monolithic, top-down approaches are advantageous for simplifying the fabrication process and reducing the corresponding manufacturing cost. Herein, an ultraviolet optical interconnection system is investigated to discover the way of multiplexing between emission and absorption modulations on a monolithic optoelectronic chip. All on-chip components, the transmitter, monitor, waveguide, modulator, and receiver, share the same quantum well structure. As an example, two bias-controlled modulation modes are used to modulate video and audio signals in the experiment presented in this Letter. The results show that our on-chip optoelectronic system works efficiently in the near ultraviolet band, revealing the potential breadth of GaN optoelectronic integration.

Bandwidth Density Analysis of Coded Free-Space Optical Interconnects

The performance of free-space optical interconnects (FSOIs) system is significantly influenced by noise, similar to any wireless communication system. This noise has a notable impact on both the bandwidth density and data rate of FSOIs system. To address these challenges, this study proposes the utilization of vertical-cavity-surface-emitting laser (VCSEL) arrays on the transmitter side and photodetector arrays on the receiver side for FSOIs. The study investigates the bandwidth density of the system with and without coding while maintaining a specific bit error rate. An analysis is conducted in the presence of higher-order modes in the laser beams of the FSOIs system and a fundamental Gaussian operating mode. The presence of the higher-order modes leads to degradation in the performance of the FSOIs system in terms of bandwidth density. In addition, we examine the impact of the signal-to-noise ratio (SNR) on the system’s bandwidth density for each considered operating mode. The provided simulation results clearly demonstrate that coding significantly enhances the bandwidth density of the systems, with the extent of improvement being closely tied to the employed code rate and codeword length.

Compact slow-light waveguide and modulator on thin-film lithium niobate platform

Abstract Lithium niobate Mach–Zehnder modulators (MZMs) with compact footprint and fast electro-optics (EO) responses are highly demanded for the next-generation optical interconnect systems. Here, we demonstrate slow-light (SL) effect using a coupled Bragg resonator structure on the thin-film lithium niobate (TFLN) platform, and an ultra-compact SL-MZM with length L of ∼370 μm is also constructed. The fabricated SL waveguides show a large optical passband width of ∼8 nm, an insertion loss of 2.9 dB, and a maximal optical group index of 7.50, corresponding to 3.4 times as large as that of regular TFLN rib waveguide. The fabricated SL-MZM exhibits a large EO bandwidth of >50 GHz in an operating wavelength band of ∼8 nm as well. High-speed OOK transmissions at data rates of 64 Gbit/s and 80 Gbit/s are successfully achieved. To our best knowledge, it is first time to build SL waveguides and compact SL-MZMs with large EO bandwidths of >50 GHz on the monolithic TFLN platform.

High-Performance Normal-Incidence Ge/Si Meta-Structure Avalanche Photodetector

A high-speed and high-sensitivity avalanche photodetector (APD) is a critical component of a high-data-rate and low-power optical-communication link. In this paper, we study a high-speed and high-efficiency Ge/Si heterostructure APD. First, we numerically study the speed performance of the APD by analyzing frequency response. An optimized epitaxial structure of the high-speed APD is designed. In the absence of RC time effects, the APD exhibits a fast pulse response (full-width at half-maximum) of 10 ps and a high 3 dB bandwidth of 33 GHz at a high-gain value of 10. Taking device size and the corresponding RC time effects into account, the APD still achieves a high 3 dB bandwidth of 29 GHz at a gain value of 10. Moreover, a novel subwavelength periodic hole array is designed on the normal-incidence APD for enhancing light absorption without sacrificing speed performance. Near-perfect absorption is almost achieved by an infinite-period hole array due to the coupling of dual-resonance modes. A high-absorption efficiency of 64% is obtained by a limited-sized hole array in the high-speed APD. This work provides a promising method to design high-speed and high-efficiency normal-incidence Ge/Si heterostructure APDs for optical interconnect systems.

2.4-Tb/s/λ*km fundamental mode transmission over OM2 fiber employing Kramers-Kronig receiver.

We propose a digital-carrier Kramers-Kronig (DC-KK) scheme based high-speed multimode fiber short-reach optical interconnect system with fundamental mode transmission. After optimization of the parameters, including the roll-off factor of the root-raised-cosine (RRC) filter, and the guard interval (GI) between signal and carrier tone, as well as the carrier signal power ratio (CSPR), 200-Gb/s 32-quadrature amplitude modulation (32QAM) signal transmission over 12-km OM2 fiber has been experimentally demonstrated with a bit error ratio (BER) below the soft-decision forward error correction (SD-FEC) threshold of 4 × 10-2. To the best of our knowledge, this is the highest experimental record of single lambda bitrate-distance-product (SLBDP) achieved by direct-detection (DD)-based transmission over a standard multimode fiber (MMF). The proposed scheme has potential to improve the system performance without replacing massive deployed legacy MMFs for future large-capacity data center interconnects (DCIs).

A Novel Polar-Coded Probabilistic Shaping Scheme for Optical DMT Interconnection

A novel bit-oriented probabilistic shaping (PS) scheme based on polar-coded bit weight reconstruction (BWR) is proposed and experimentally demonstrated in an intensity modulation and direct-detection optical discrete multi-tone (DMT) interconnection. The BWR is utilized to enhance the weight of bit ‘0’ by dynamic frozen bits shaping in a systematic-like polar encode processing. Compared with the probability-oriented PS schemes employing distribution matcher (DM) with high computational complexity and PS redundancy, and the symbol-oriented ones based on many-to-one mapping with overlapped symbol demapping difficulty, the proposed bit-oriented PS scheme is with the advantages of relatively lower complexity decoder and shaping redundancy-free profile. The experimental results show that 1.34-dB improvement for receiver power sensitivity and 2.52-dB enhancement for systematic tolerance to optical fiber nonlinear effect can be obtained by the polar-coded PS-16QAM DMT signals compared with the unshaped ones in a 5-km optical DMT interconnection system.

Topology-optimized silicon-based dual-mode 4 × 4 electro-optic switch

Abstract Silicon-based optical switch is one of the key components for on-chip optical interconnect systems, and mode division multiplexing technology has been employed to boost optical switches’ channel capacity. However, the majority of the proven multimode optical switches have a switching time in the microsecond range, which is insufficient for some applications. In this paper, we design and experimentally demonstrate a high-speed dual-mode 4 × 4 optical switch based on a mode-diversity scheme, composed of four pairs of mode multiplexers and de-multiplexers, and two optimized single-mode 4 × 4 optical switches. Fast switching is enabled based on the carrier dispersion effect. At the same time, we improve the performances of the optical switch by reducing the number of optical switch units used in the 4 × 4 Spanke–Beneš architecture. Its power consumptions are reduced by ∼17%. Its insertion losses are within 8.8 dB in the wavelength range of 1525–1565 nm in the both sates of “through” and “all-cross”, while the optical signal-to-noise ratios are larger than 12.8 dB. Also, 50 Gbps data transmission experiments verify the device’s data transmission functionality.

Multimode waveguide analyses and design based on the FC-LSTM hybrid network

The multimode waveguide is essential for future mode-division-multiplexing optical interconnection systems to further improve data capacity. However, the complex waveguide design process based on numerical methods is time consuming and requires a lot of computational effort. By using machine learning trained models, one can find the rules from the observed data (sample) and use the learned rules (model) to predict the unknown or unobservable data quickly. In this paper, to accelerate the multimode waveguide design, several regression models consisting of fully connected and long short-term memory layers are employed to predict the effective refractive indices from the fundamental mode to fourth-order TE mode with various waveguide geometries. For air cladding waveguides, the percentages of eligible data whose prediction errors are less than 10 − 3 of different modes are 89.95%, 88.10%, 82.29%, 75.83%, and 71.19%. For S i O 2 cladding ones, they are 95.40%, 92.81%, 90.90%, 81.99%, and 86.39%. Based on these models, two kinds of mode multiplexers are designed, and coupling efficiency of higher than 85% is achieved.

Compact 100GBaud driverless thin-film lithium niobate modulator on a silicon substrate.

Electro-optic (EO) modulators with a high modulation bandwidth are indispensable parts of an optical interconnect system. A key requirement for an energy-efficient EO modulator is the low drive voltage, which can be provided using a standard complementary metal oxide semiconductor circuity without an amplifying driver. Thin-film lithium niobate has emerged as a new promising platform, and shown its capable of achieving driverless and high-speed EO modulators. In this paper, we report a compact high-performance modulator based on the thin-film lithium niobate platform on a silicon substrate. The periodic capacitively loaded travelling-wave electrode is employed to achieve a large modulation bandwidth and a low drive voltage, which can support a driverless single-lane 100Gbaud operation. The folded modulation section design also helps to reduce the device length by almost two thirds. The fabricated device represents a large EO bandwidth of 45GHz with a half-wave voltage of 0.7V. The driverless transmission of a 100Gbaud 4-level pulse amplitude modulation signal is demonstrated with a power consumption of 4.49fj/bit and a bit-error rate below the KP4 forward-error correction threshold of 2.4×10-4.

Least Angle Regression-Based Modified Volterra Nonlinear Equalizer for Optical Interconnection System

Advanced digital signal processing (DSP) is viewed as an inevitable technology to deal with nonlinear distortions in cost-sensitive optical interconnection systems. Classic methods such as equalization based on Volterra series turn out to be quite effective solutions to compensate signal impairments. In practical imple-mentations, a great deal of efforts focus on reducing the com-putational complexity. Several model selection and dimensionality reduction approaches have been proposed to simplify the struc-ture, which employ backward strategies. However, the threshold settings for these pruning approaches are environment-sensitive. In this paper, we propose a least angle regression-based nonlinear equalization method (LaNLE). We extend the non-intrusive least angle regression technique to generalized linear models. Through an incremental process by stagewise feature selection and weight fitting, we obtain the low-complexity nonlinear structure with significant feature basis. Experimental verification is performed based on 120 Gbps PAM8-modulated 850 nm VCSEL plus MMF optical link. The results show that, compared to fully-connected Volterra nonlinear equalizer structure (VNLE), up to 60.4% and 70.1% reduction in complexity can be achieved with similar BER performance in back-to-back and 100 m transmission scenarios, respectively. In addition, we experimentally demonstrate 225 Gbps per lane PAM-8 signal transmission over 100 m MMF in a simple and cost-effective implementation manner based on mass-production 850 nm VCSEL and proposed LaNLE method.

SDM-WDM ROADM Based on Direct-Laser-Writing SDM Core Separator

Weakly-coupled space division multiplexing (SDM) techniques based on multi-core fibers (MCF) have attracted great attention for the capacity enhancement of optical interconnect systems and networks. In this paper, we propose a novel direct-laser-writing (DLW) core separator device and apply it in a reconfigurable optical add/drop multiplexer (ROADM) structure for two-dimensional SDM and wavelength division multiplexing (WDM) switching. The proposed core separator matching an 8-core MCF is fabricated. Then assisted with MCF rotators, independent adding and dropping functionalities for arbitrary core are experimentally demonstrated with slight power penalty for both core and wavelength dimensions. The influence of crosstalk for cascading core separators is also investigated and below 0.35-dB receiving sensitivity penalty is obtained when three cores are dropped one by one. The compact DLW core separators can reduce the complexity of SDM nodes and will be beneficial for high-speed optical interconnects.

Fault-Tolerant Resolvability of Swapped Optical Transpose Interconnection System

Interconnection systems in computer science and information technology are mainly represented by graphs. One such instance is of swapped network simulated by the optical transpose interconnection system (OTIS). Fault tolerance has become a vital feature of optoelectronic systems. Among multiple types of faults that may take place in an interconnection system, two significant kinds are either due to malfunctioning of a node (processor in case of O G ) or collapse of communication between nodes (failure of interprocessor transmission). To prevail over these faults, the unique recognition of every node is essential. In graph-theoretic interpretation, this leads to instigating the metric dimension β O G and fault-metric dimension β ′ O G of the graph O G obtained from the interconnection system. This paper explores OTIS over base graph P m (path graph over m vertices) for resolvability and fault-tolerant resolvability. Furthermore, bounds for β O G and β ′ O G are also imparted over G = P m .
