National Project on 45 to 32 nm Metal Oxide Semiconductor Field Effect Transistors for Next Century IC Fabrications

It is well known that the Taiwan Semiconductor industries play the very key roles for the worldwide IC foundry, and the advanced research of nanoelectronics is the lifeline for its long term developments. Professor Huey-liang Hwang effectively integrated the most outstanding research team and resource in Taiwan on the National Project on Nanometer CMOS Transistors for the 21 century, which is sponsored by the Ministry of Economic Affairs of ROC. A dozen of Professors from NTHU (National Tsing Hua University) with expertise at the novel materials and analysis and NCTU (National Chiao Tung University) with expertise at devices and reliability are devoted to the studies and are in collaboration with the world-wide-known company such as TSMC, and breakthrough of the key technologies of 45-32 nm technologies are achieved. The objective of this project is focused on the development of advanced metal gate/high-k MOSFET for 45 nm node generation and beyond, the efforts include the thermal stability of HfO2, HfAlOx alloy and Al2O3/HfO2 stack, prepared by ALD were compared, the incorporation of Al in alloy form gave superior characteristics by retaining an amorphous structure up to 1000°C, which suppress the leakage current and retards growth of the interfacial layer giving the least increment of EOT and interface traps. Besides, by incorporating Al into TiO2 gave an EOT value of the Al2O3/TiAlOx/Al2O3 film down to 0.8 nm. Furthermore, high selectivity was obtained via etching the HfAlO and silicon wafer with pattern using the ICP Plasma. In this project, YbSi metal gate for n-MOSFET and IrSi metal gate p-MOSFET were successfully fabricated for the HfAlON MESFET. The results showed the good effective workfunction of 4.15 and 4.9 eV and no degradation of gate dielectric current and mobility in the YbxSi/HfAlON and IrxSi/HfAlON FUSI-gates by reducing the metal diffusion at lower temperatures. (Received 21 August 2007) The physical properties of asymmetric photonic-crystal directional couplers are studied under the tight-binding model, which assumes that the eld distribution of photonic-crystal waveguides is localized around periodic defects. The couplings of nearby defects between two asymmetric waveguides cause two dispersion relations to split further whereas the couplings of nearby defects within an individual waveguide cause the sinusoidal modulations of the dispersion curves. The eld-envelope distributions of the coupler are expressed by using the eigenmodes of the tightbinding equations and are consistent with the comparing results from nite-di erence time-domain simulations. Mesh Wireless Networks Capacity to Transport Voice over IP and Data in Rural Environments

This paper analyzes the effectiveness of VoIP in fixed mesh wireless networks considering the study of the standardization and performance of these types of networks and taking into account the instability of medium conditions from one node to another one which could affect the communication. The network capacity analysis is specifically focused in VoIP transport because it as an application that demands greater quality requirements than the ones required by data transmission. This is validated throughout a specific design that is implemented for one of the micronetworks of the EHAS-Silvia Project and simulated on the National Chiao Tung University Network Simulator, NCTUns 3.0 that allows to verify its correct operation and to establish the maximum network capacity considering specific factors of mesh networks as the amount of jumps, increase of traffic and fall and establishment of routes.

Earth Pressure due to Vibratory Compaction

This paper presents experimental data on the variation of lateral earth pressure against a nonyielding retaining wall due to soil filling and vibratory compaction. Air-dry Ottawa sand was placed in five lifts and each lift was compacted to achieve a relative density of 75%. Each compacted lift was 0.3 m thick. The instrumented nonyielding wall facility at National Chiao Tung University in Taiwan was used to investigate the effects of vibratory compaction on the change of stresses at the soil-wall interface. Based on the experimental data it has been found that, for a compacted backfill, the vertical overburden pressure can also be properly estimated with the traditional equation v=z. The effects of vibratory compaction on the vertical pressure in the backfill were insignificant. On the vertical nonyielding wall, extra horizontal earth pressure was induced by vibratory compaction. After compaction, the lateral earth pressure measured near the top of the wall was almost identical to the passive Rankine pressure. It is concluded that as the cyclic compacting stress applied on the surface of the backfill exceeded the ultimate bearing capacity of the foundation soil, a shear failure zone would develop in the uppermost layer of the backfill. For a soil element under lateral compression, the vertical overburden pressure remained unchanged, and the horizontal stress increased to the Rankine passive pressure. It was also found that the compaction-influenced zone rose with the rising compaction surface. The horizontal earth pressure measured below the compaction-influenced zone converged to the Jaky state of stress.

BIBLIOMETRIC OVERVIEW OF OPERATIONS RESEARCH/MANAGEMENT SCIENCE RESEARCH IN ASIA

This paper evaluates the distribution of papers published by Asian authors in Operations Research and Management Science (OR/MS) journals from 1968 to 2006. The impact of OR/MS research in Asia is compared with that of the United States and the World, and research trends are highlighted through an analysis of keywords. From 1968 to 2006, 89,293 papers were published in 60 OR/MS journals. Of these, 41.4% came from USA and 16.6% came from seven Asian countries/regions. The contribution of different countries/regions is as follows: Japan 3.7%, Taiwan 3.2%, India 2.3%, Hong Kong 2.2%, South Korea 2.1%, People's Republic of China (PRC) 1.9%, and Singapore 1.2%. Among all the articles analyzed, 20% have a single author, and 9% have more than three authors; additionally, 22 papers have been cited more than 100 times and 29% have never been cited. Most articles originating in Japan, Taiwan, India, South Korea, PRC, and Singapore are produced in collaboration with local scholars, followed by authors from the United States. Hong Kong is a notable exception, 73% of articles from Hong Kong are produced in cooperation with the PRC, followed by local scholars. The five most productive institutions are as follows: The Indian Institute of Technology, the Korea Advanced Institute of Science and Technology, the National University of Singapore, The Hong Kong Polytechnic University, and the National Chiao-Tung University (Taiwan).

Activity-Oriented Design of Health Pal: A Smart Phone for Elders' Healthcare Support

Wireless telephones and personal digital assistants are emerging, as the information hubs connect their human users with assorted electronic devices and the World Wide Web. As such, they quickly become the de facto basis for personalized information services. The Kannon project team at the National Chiao Tung University (NCTU) in Taiwan is developing a ubiquitous service infrastructure for elders' healthcare support. Among their deliverables, there is a PDA Phone, christened Health Pal, which can communicate with Bluetooth/ZigBee devices, universal plug-and-play (UPnP) e-home service platforms, and online healthcare providers to offer 24/7 healthcare services to elderly people. This paper presents the early results of this effort including the functional and operational concepts of Health Pal as well as the activity-oriented approach of its design. Preliminary results of its usefulness and usability evaluations are reported. A comparison of this platform against several similar prototypes was also included to illustrate the advantage of applying activity-oriented design approach to human-computer interactions.

Advance in next Century nanoCMOSFET research

It is well known that Taiwan's IC industry is in the very leading front of the world, and production of 65 nm devices was launched in 2006. Within a few years, the need of high-k dielectrics and metal gates is eminent and truly indispensable. Professor H.L. Hwang (the author) organized 12 professors and 50 graduate students of National Tsing Hua University and Chiao Tung University, and executed this particular project, which is sponsored by the Ministry of Economic Affairs of Republic of China, and is aimed at treating efficiently this problem and transferred the critical technologies to industry in a time frame of 3 years.

The design of an intelligent real‐time autonomous vehicle, TAIWAN iTS‐1

Developed at National Chiao Tung University, TAIWAN iTS‐1 is the first smart car with active safety systems and comfortable autonomous driving in Taiwan. An adaptive vision‐based lane detection algorithm was proposed to help the lateral control unit to keep the car in its lane safely. It also carries a DSP system to generate warning signals for unintentional roadway departures. A laser radar measures the distance between the preceding car and TAIWAN iTS‐1. With this information, the longitudinal control unit performs intelligent cruise control and stop‐and‐go functions. The remote control function is realized on TAIWAN iTS‐1 for safety testing and military applications. Unlike most smart car studies, this paper considers not only driving safety demands but also non‐driving security. An active mobile surveillance system will inform the car owner when the car is illegally broken into, anytime and anywhere. For drivers and passengers, the perception of comfort is achieved by intelligent vehicle dynamic control. All functions integrated into TAIWAN iTS‐1 have been tested repeatedly on National Highway 3 and Expressway 68 in the Hsinchu area and the system's robustness has been successfully demonstrated in these real‐road experiments.

Enhancing the Role of Universities in Building National Innovative Capacity in Asia: The Case of Taiwan

Taiwan has already demonstrated how a Newly Industrializing Economy can build an export-oriented manufacturing system driven by catch-up strategies linked to knowledge leverage via public institutions. In the 1990s, Taiwan moved toward building its innovative capacity, and in the 2000s it is drastically upgrading the role of universities in providing fundamental R&D, in acting as incubators of new, knowledge-based firms, and in building the country’s innovative potential through IP protection and commercializing activities. This study examines how these new approaches are being implemented in three universities, in National Chiao Tung University (NCTU), National Tsing Hua University (NTHU)—both located in the Hsinchu high-tech belt—and National Taiwan University (NTU) located in the Taipei metropolitan area, as well as in the Industrial Technology Research Institute (ITRI). ITRI has been the engine that drives Taiwan’s technological upgrading, and continues its role through new emphases on patenting and entrepreneurial technology transfer.

A Performance Evaluation of the Internet Based Static GPS Computation Services

In conventional relative GPS surveying, users must use at least two sets of GPS receivers, as well as the associated processing software packages. This is not only a hardware or software constraint, but also a logistical problem. Furthermore, in many instances the data processing steps may be more difficult for users with limited experience in GPS technology. These problems can be resolved with an Internet GPS Service, whereby the user can finish all of the processes with only one GPS receiver without the need to use a base-station or to buy and maintain any data processing software.This study explores the usage of internet-based GPS services. Two fixed stations, NCTU and DONS established by National Chiao Tung University and National Cheng Kung University respectively, were used. The observation period was from 2001/3/1 to 2001/3/31. To establish the reference data set, the IGS station WUHN and PIMO were used as reference stations in order to compute the NCTU and DONS positions with daily observation from 2001/3/1 to 2001/3/7. The average of the seven daily positions is then used as the reference data set. The subdivided set of data sets, taken at intervals of 24, 6, 4 and 2 hours, were then processed with the Internet GPS Services. The results are evaluated using mean absolute error, maximum absolute error and minimum absolute error. In this paper, with the situation of an observation interval of 24 hours, the differences of horizontal coordinates computed from all Internet GPS Services are in the cm range, but the resultant height values vary, some within the 2∼3 cm range, and some within the 10∼20 cm range. For the baseline of 170286.0442m, the error is ± 29.63mm.
