Selective growth of single-orientation epitaxialMg0.4Zn0.6O (MZO)films on LaAlO3 (LAO)(001) and Al2O3(0001) substrates has been obtained by the pulsed laser deposition method. It was found that theorientation of the MZO films is determined at the initial deposition stage by thesubstrate orientation only. Highly (001)-oriented MZO films could be stabilized onthe LAO (001) substrates, while (111)-oriented MZO films are obtained on theAl2O3(0001) substrates. X-ray diffraction and transmission electron microscopy characterizations showedthe excellent epitaxial relationships of (001)- and (111)-oriented films on LAO andAl2O3 substrates, respectively. Under the deposition conditions used, the surfaces of MZO filmswith different single orientation were smooth and featureless.
