A study on the high mobility and improved reliability of Pr-doped indium zinc oxide thin film transistors

Abstract It is generally accepted that there is a trade-off relationship between mobility and stability for oxide thin film transistor (TFT) devices. Different doping ratios of Ln praseodymium (Pr) into indium (In) zinc (Zn) oxide have been employed as the active layer to get 1# and 2# amorphous oxide semiconductor (AOS) TFTs in this work. The 1#-based TFTs exhibited a high mobility of 49.84 cm2 V−1 s−1 due to the increased concentration of In. By further elevating the Pr doping ratio of the film, the 2#-based TFT obtained both a good mobility of 26.65 cm2 V−1 s−1, and a promising stability, showing a positive-bias temperature stress (PBTS) stability of ∆VTH = 1.56 V and a negative-bias temperature illumination stress (NBTIS) stability of ∆VTH = −1.47 V. It was revealed that the low energy charge transfer state of Pr in 2# film absorbs the visible light, leading to suppressed photo-induced carriers and thus a good illumination reliability of the 2#-based TFTs. In practice, the LCD panel based 2# ACT TFT shows a well stable performance even under 10000-nit illumination. The result indicates a promising strategy to accelerate the commercialization of AOS TFTs to large-panel display production.

Excited states of a phosphorus pair in silicon: Combining valley-orbital interaction and electron-electron interactions

Excitations of impurity complexes in semiconductors can not only provide a route to fill the terahertz gap in optical technologies, but can also connect local quantum bits to scale up solid-state quantum-computing devices. However, taking into account both the interactions among electrons/holes, and the host band structures, is challenging. Here we combine first-principles band-structure calculations with quantum-chemistry methodology to evaluate the ground and excited states of a pair of phosphorous donors in silicon within s single framework. We use a broken-symmetry Hartree-Fock approach, followed by a time-dependent Hartree-Fock method to compute the excited states. Our Hamiltonian for each valley includes an anisotropic kinetic energy term, which splits the 2p_0 and 2p_+- transitions of isolated donors by ~4 meV, in good agreement with experiments. Our single-valley calculations show the optical response is a strong function of the optical polarisation, and suggest the use of valley polarisation to control optics and reduce oscillations in exchange interactions. When taking into account all valleys, including valley-orbital interactions, we find a gap opens between the 1s to 2p transition and low-energy charge-transfer states within 1s manifolds (which become optically allowed because of inter-donor interactions). In contrast to the single-valley case, we find charge-transfer excited states also in the triplet sector, thanks to the valley degrees of freedom. These states have a qualitatively correct energy as compared with the previous experiments; additionally, we predict new excitations below 20 meV that have not been analysed previously. A statistical average of nearest-neighbour pairs at different separations suggests that THz radiation could be used to excite pairs spin-selectively. Our approach can readily be extended to other donors and to other semiconducting hosts.

How the Size and Density of Charge-Transfer Excitons Depend on Heterojunction’s Architecture

We have characterized the size, intensity, density, and distribution of charge-transfer (CT) excitons as a function of the acceptor–donor architecture of prototypical organic interfaces. This characterization was done by computational analysis of 17 models of varying numbers, positions, and orientations of the donor and acceptor molecules. The models’ building blocks were phenyl-C61-butyric acid methyl ester (PCBM) fullerene acceptors and dual-band donor polymers composed of thiophene, benzothiadiazole, and benzotriazole subunits. The electronic structure of the donor–acceptor complexes was computed with the time-dependent long-range-corrected density-functional tight-binding method and analyzed with the fragment-based one-electron transition density matrix. In all models, the complexes with edge-on orientation have denser spectra of low-energy CT states lying below the absorption bands compared to the complexes with face-on orientation. This CT-state distribution in edge-on complexes provides a gate to efficiently populate cold CT excitons. Moreover, the cold CT excitons have a higher degree of charge separation in the edge-on than in the face-on complexes. The CT amount and the CT exciton size generally increase with the energy of the CT states, although the electron remains localized on a single molecule in cold CT states. Delocalization over two PCBM molecules was observed for high-energy CT states. The exciton size also depends on the orientation. Larger excitons are produced by the delocalization of the electrons perpendicularly to the interface. When the delocalization is parallel, the smaller electron–hole distances yield moderately sized CT excitons.

Direct observation of charge separation in an organic light harvesting system by femtosecond time-resolved XPS

The ultrafast dynamics of photon-to-charge conversion in an organic light-harvesting system is studied by femtosecond time-resolved X-ray photoemission spectroscopy (TR-XPS) at the free-electron laser FLASH. This novel experimental technique provides site-specific information about charge separation and enables the monitoring of free charge carrier generation dynamics on their natural timescale, here applied to the model donor-acceptor system CuPc:C60. A previously unobserved channel for exciton dissociation into mobile charge carriers is identified, providing the first direct, real-time characterization of the timescale and efficiency of charge generation from low-energy charge-transfer states in an organic heterojunction. The findings give strong support to the emerging realization that charge separation even from energetically disfavored excitonic states is contributing significantly, indicating new options for light harvesting in organic heterojunctions.

Breaking the Red Limit: Efficient Trapping of Long-Wavelength Excitations in Chlorophyll-f-Containing Photosystem I

<h2>Summary</h2> Photosystem I (PSI) converts photons into electrons with a nearly 100% quantum efficiency. Its minimal energy requirement for photochemistry corresponds to a 700-nm photon, representing the well-known "red limit" of oxygenic photosynthesis. Recently, some cyanobacteria containing the red-shifted pigment chlorophyll <i>f</i> have been shown to harvest photons up to 800 nm. To investigate the mechanism responsible for converting such low-energy photons, we applied steady-state and time-resolved spectroscopies to the chlorophyll-<i>f</i>-containing PSI and chlorophyll-<i>a</i>-only PSI of various cyanobacterial strains. Chlorophyll-<i>f</i>-containing PSI displays a less optimal energetic connectivity between its pigments. Nonetheless, it consistently traps long-wavelength excitations with a surprisingly high efficiency, which can only be achieved by lowering the energy required for photochemistry, i.e., by "breaking the red limit". We propose that charge separation occurs via a low-energy charge-transfer state to reconcile this finding with the available structural data excluding the involvement of chlorophyll <i>f</i> in photochemistry.

Protein Matrix Control of Reaction Center Excitation in Photosystem II.

Photosystem II (PSII) is a multisubunit pigment–protein complex that uses light-induced charge separation to power oxygenic photosynthesis. Its reaction center chromophores, where the charge transfer cascade is initiated, are arranged symmetrically along the D1 and D2 core polypeptides and comprise four chlorophyll (PD1, PD2, ChlD1, ChlD2) and two pheophytin molecules (PheoD1 and PheoD2). Evolution favored productive electron transfer only via the D1 branch, with the precise nature of primary excitation and the factors that control asymmetric charge transfer remaining under investigation. Here we present a detailed atomistic description for both. We combine large-scale simulations of membrane-embedded PSII with high-level quantum-mechanics/molecular-mechanics (QM/MM) calculations of individual and coupled reaction center chromophores to describe reaction center excited states. We employ both range-separated time-dependent density functional theory and the recently developed domain based local pair natural orbital (DLPNO) implementation of the similarity transformed equation of motion coupled cluster theory with single and double excitations (STEOM-CCSD), the first coupled cluster QM/MM calculations of the reaction center. We find that the protein matrix is exclusively responsible for both transverse (chlorophylls versus pheophytins) and lateral (D1 versus D2 branch) excitation asymmetry, making ChlD1 the chromophore with the lowest site energy. Multipigment calculations show that the protein matrix renders the ChlD1 → PheoD1 charge-transfer the lowest energy excitation globally within the reaction center, lower than any pigment-centered local excitation. Remarkably, no low-energy charge transfer states are located within the “special pair” PD1–PD2, which is therefore excluded as the site of initial charge separation in PSII. Finally, molecular dynamics simulations suggest that modulation of the electrostatic environment due to protein conformational flexibility enables direct excitation of low-lying charge transfer states by far-red light.

Relative contributions of Franck-Condon to Herzberg-Teller terms in charge transfer surface-enhanced Raman scattering spectroscopy.

We have theoretically modeled charge transfer (CT) surface enhanced raman scattering (SERS) spectroscopy using pyridine bound to a planar Ag6 metal nanocluster. CT states were determined by natural transition orbital hole-particle plots and CT distance DCT and the amount of charge transferred qCT indices. We first consider a resonance Raman (RR) model based on the Albrecht approach and calculate the ratio of the Herzberg-Teller (HT) B or C term to the Franck-Condon (FC) A term for a totally symmetric a1 vibrational mode exciting in the lowest energy CT state. Using a dimensionless upper limit to the displacement factor ∆ = 0.05 in the FC term based on the examination of overtones in experimental spectra and a calculated HT coupling constant hCT = 0.439 eV/Å(amu)1/2 in the HT term, we calculated the scattering ratio of the HT to FC intensities as 147. This example indicated that for totally symmetric modes, the scattering intensity would all come from HT scattering. To further verify this result, we used the general time-dependent-RR formulation of Baiardi, Bloino, and Barone with the adiabatic Hessian model to calculate the FC, the Frank-Condon and Herzberg-Teller (FCHT), and the HT terms for pyridine in the C2v Ag6-pyridine complexes. For all cases we studied with pyridine in two orientations either parallel or perpendicular to the planar Ag6 cluster, the HT terms, FCHT + HT, dominate the FC term in the CT RR spectrum. These results indicate that for CT SERS, the intensity of all the totally and non-totally symmetric vibrational modes should come from the HT effect.

A New Benchmark Set for Excitation Energy of Charge Transfer States: Systematic Investigation of Coupled Cluster Type Methods.

The numerous existing publications on benchmarking quantum chemistry methods for excited states rarely include Charge Transfer (CT) states, although many interesting phenomena in, e.g., biochemistry and material physics involve the transfer of electrons between fragments of the system. Therefore, it is timely to test the accuracy of quantum chemical methods for CT states, as well. In this study we first propose a new benchmark set consisting of dimers having low-energy CT states. On this set, the vertical excitation energy has been calculated with Coupled Cluster methods including triple excitations (CC3, CCSDT-3, CCSD(T)(a)*), as well as with methods including full or approximate doubles (CCSD, STEOM-CCSD, CC2, ADC(2), EOM-CCSD(2)). The results show that the popular CC2 and ADC(2) methods are much less accurate for CT states than for valence states. On the other hand, EOM-CCSD seems to have similar systematic overestimation of the excitation energies for both types of states. Among the triples methods the novel EOM-CCSD(T)(a)* method including noniterative triple excitations is found to stand out with its consistently good performance for all types of states, delivering essentially EOM-CCSDT quality results.

4-Chlorosalicylate-stabilized titanium-oxo clusters with structures mediated by tetrazole and their photophysical properties

Three 4-chlorosalicylate-stabilized titanium-oxo clusters (TOCs), namely, H2[Ti4(μ2-O)(μ2-OiPr)2(OiPr)6(ClSal)4] (ClSal = 4-chlorosalicylate), H[Ti11(μ3-O)7(μ2-O)2(μ2-OiPr)2(OiPr)9(ClSal)8], and H2[Ti14(μ3-O)8(μ2-O)4(μ2-OiPr)4(OiPr)14(OH2)0.5(ClSal)8]·2H2O were synthesized and structurally characterized by single-crystal X-ray diffraction analysis. It is interesting that tetrazole exhibits structure-directing effect in the reaction between Ti(OiPr)4 and 4-chlorosalicylic acid. The band-gap energies were modulated by different Ti-oxo core structures of these 4-chlorosalicylate-stabilized titanium-oxo clusters. DFT calculations reveal that the ligand-to-core charge transfer (LCCT) from the 4-chlorosalicylate to the cluster core is responsible for the low-energy charge transfer states. The photocurrent response and dye degradation experiments show that the Ti-oxo core structures have significant influence on the photoelectrochemical and photocatalytic properties of these 4-chlorosalicylate-stabilized titanium-oxo clusters.

Variable charge transfer state energies at nanostructured pentacene/C60 interfaces

While it has recently been recognized that organic donor-acceptor charge transfer (CT) state energies can vary substantially under different interfacial morphologies, this behavior is under-appreciated in the context of organic singlet fission solar cells where a specific alignment between the triplet state of the fission material and the CT state of the donor-acceptor interface is necessary to the function of the device. In this work, we demonstrate that the CT state energy of a prototypical pentacene-C60 singlet fission system is around 1 eV in most systems, but can vary over 300 meV depending on the composition and morphology of the interface. Moreover, we show that the inclusion of a poly(3-hexylthiophene-2,5-diyl) underlayer, which commonly serves as a triplet blocker and hole collector in pentacene/C60 solar cells, helps promote active layer morphologies with stabilized, low energy CT states. These trends in the interfacial energetics are correlated with structural characterization of the films by atomic force microscopy and x-ray diffraction.

Understanding the free energy barrier and multiple timescale dynamics of charge separation in organic photovoltaic cells.

By employing several lattice model systems, we investigate the free energy barrier and real-time dynamics of charge separation in organic photovoltaic (OPV) cells. It is found that the combined effects of the external electric field, entropy, and charge delocalization reduce the free energy barrier significantly. The dynamic disorder reduces charge carrier delocalization and results in the increased charge separation barrier, while the effect of static disorder is more complicated. Simulation of the real-time dynamics indicates that the free charge generation process involves multiple time scales, including an ultrafast component within hundreds of femtoseconds, an intermediate component related to the relaxation of the hot charge transfer (CT) state, and a slow component on the time scale of tens of picoseconds from the thermally equilibrated CT state. Effects of hot exciton dissociation as well as its dependence on the energy offset between the Frenkel exciton and the CT state are also analyzed. The current results indicate that only a small energy offset between the band gap and the lowest energy CT state is needed to achieve efficient free charge generation in OPV devices, which agrees with recent experimental findings.

Titanium-oxo clusters functionalized with catecholate-type ligands: modulating the optical properties through charge-transfer transitions.

Four phenylphosphonate-stabilized titanium-oxo clusters with varying functional ligands, namely, [Ti8(μ3-O)2(μ2-O)2(μ2-OiPr)4(OiPr)8(O3PC6H5)4(cat)2] (cat = catecholate), [Ti8(μ3-O)2(μ2-O)2(μ2-OiPr)4(OiPr)8(O3PC6H5)4(O2C10H6)2] (O2C10H6 = naphthalene-2,3-diolate), [Ti6(μ3-O)2(μ2-O)2(μ2-OiPr)4(OiPr)6(O3PC6H5)2(4-DMAB)2] (4-DMAB = 4-dimethylaminobenzoate), and [Ti6(μ3-O)2(μ2-O)2(μ2-OiPr)4(OiPr)6(O3PC6H5)2(4-CBA)2] (4-CBA = 4-cyanobenzoate) were synthesized and structurally characterized. The introduction of catecholate ligands effectively extended the visible absorption region up to 670 nm and reduced the band gap to 2.1 eV. DFT calculations revealed that the ligand-based energy levels could effectively modify the band structure of titanium-oxo clusters. The ligand-to-core charge transfer (LCCT) transition from the functional ligands to the cluster core is responsible for the low-energy charge transfer states. Photoelectrochemical and photocatalytic experiments show that functional ligands have significant influence on the physicochemical properties of titanium-oxo clusters.

Donor-fullerene dyads for energy cascade organic solar cells

Organic bulk heterojunction (BHJ) solar cells require broad absorption of the incident solar spectrum by the donor and acceptor in the blend. Fullerene derivatives with covalently linked dyes, referred to as dyads, were designed to have strong optical absorption and appropriate electronic levels for electron transfer with common donor polymers in BHJs. Dyads with dyes based on diketopyrrolopyrrole and benzothiadiazole were synthesized using either a methanofullerene or a fulleropyrrolidine linkage. The performance of these dyad acceptors in BHJ solar cells with poly(3-hexylthiophene) (P3HT) and a low optical gap co-polymer of thiophene and diketopyrrolopyrrole (PDPP2FT) were examined. Although the solar power conversion efficiencies were low, charge generation from the molecular dye in the dyad could be observed in BHJs with PDPP2FT. The low power conversion efficiency was attributed to the morphology of the BHJs based on grazing incidence wide angle X-ray scattering patterns. Density functional theory was used to examine the charge transfer states between the donor and the dyad. The lowest energy charge-transfer state was found to be a transition from the donor polymer to the fullerene portion of the dyad.

Higher-Energy Charge Transfer States Facilitate Charge Separation in Donor–Acceptor Molecular Dyads

We simulate subpicosecond charge separation in two donor–acceptor molecular dyads. Charge separation dynamics is described using a quantum master equation, with parameters of the dyad Hamiltonian obtained from density functional theory (DFT) and time-dependent density functional theory (TDDFT) calculations and the rate of energy dissipation estimated from Ehrenfest-TDDFT molecular dynamics simulations. We find that higher-energy charge transfer states must be included in the dyad Hamiltonian in order to obtain agreement of charge separation rates with the experimental values. Our results show that efficient and irreversible charge separation involves both coherent electron transfer from the donor excited state to higher-energy unoccupied states on the acceptor and incoherent energy dissipation that relaxes the dyad to the lowest energy charge transfer state. Linear photoabsorption spectra and vertical excitation energies of microsolvated DNA nucleobases in aqueous solution

Employing density functional theory (DFT) and time-dependent density functional theory (TDDFT) calculations in combination with the semiclassical nuclear ensemble method, we have simulated the photoabsorption spectra of the four canonical DNA nucleobases in aqueous solution. In order to model the effects of solvation, for each nucleobase, a number of solvating water molecules were explicitly included in the simulations, and additionally, the bulk solvent was represented by a continuous polarizable medium. We find that the effect of the solvation shell in general is significant, and its inclusion improves the realism of the spectral simulations. The involvement of lone electron pairs in the hydrogen bonding with the solvating water molecules has the effect of systematically increasing the energies of vertical excitation into the [Formula: see text]-type states. Apart from a systematic blue shift of around [Formula: see text][Formula: see text]eV observed in the absorption peaks, the calculated photoabsorption spectra reproduce the measured ones with good accuracy. The photoabsorption spectra are dominated by excited states with [Formula: see text] and partial [Formula: see text] character. No low-energy charge transfer states are observed with the use of the CAM-B3LYP and M06-2X functionals.

Roles of Energy/Charge Cascades and Intermixed Layers at Donor/Acceptor Interfaces in Organic Solar Cells.

The secret to the success of mixed bulk heterojunctions (BHJs) in yielding highly efficient organic solar cells (OSCs) could reside in the molecular structures at their donor/acceptor (D/A) interfaces. In this study, we aimed to determine the effects of energy and charge cascade structures at the interfaces by using well-defined planar heterojunctions (PHJs) as a model system. The results showed that (1) the charge cascade structure enhanced VOC because it shuts down the recombination pathway through charge transfer (CT) state with a low energy, (2) the charge cascade layer having a wider energy gap than the bulk material decreased JSC because the diffusion of the excitons from the bulk to D/A interface was blocked; the energy of the cascade layers must be appropriately arranged for both the charges and the excitons, and (3) molecular intermixing in the cascade layer opened the recombination path through the low-energy CT state and decreased VOC. Based on these findings, we propose improved structures for D/A interfaces in BHJs.

Benzo[c][1,2,5]thiadiazole Donor-Acceptor Dyes: A Synthetic, Spectroscopic, and Computational Study.

The synthesis, optical characterization and computational modeling of seven benzo[c][1,2,5]thiadiazole (BTD) donor-acceptor dyes are reported. These dyes have been studied using electrochemical analysis, electronic absorption, emission, and Raman and resonance Raman spectroscopies coupled with various density functional theoretical approaches. Crystal structure geometries on a number of these compounds are also reported. The optical spectra are dominated by low energy charge-transfer states; this may be modulated by the coupling between donor and acceptor through variation in donor energy, variation of the donor-acceptor torsion angle, and incorporation of an insulating bridge. These modifications result in a perturbation of the excitation energy for this charge-transfer transition of up to ∼2000 cm(-1). Emission spectra exhibit significant solvatochromisim, with Lippert-Mataga analysis yielding Δμ between 8 and 33 D. Predicted λmax, ε, and Raman cross sections calculated by M06L, B3LYP, PBE0, M06, CAM-B3LYP, and ωB97XD DFT functionals were compared to experimental results and analyzed using multivariate analysis, which shows that hybrid functionals with 20-27% HF best predict ground state absorption, while long-range corrected functionals best predict molecular polarizabilities.

The lowest-energy charge-transfer state and its role in charge separation in organic photovoltaics.

Energy independent, yet higher than 90% internal quantum efficiency (IQE), has been observed in many organic photovoltaics (OPVs). However, its physical origin remains largely unknown and controversial. The hypothesis that the lowest charge-transfer (CT) state may be weakly bound at the interface has been proposed to rationalize the experimental observations. In this paper, we study the nature of the lowest-energy CT (CT1) state, and show conclusively that the CT1 state is localized in typical OPVs. The electronic couplings in the donor and acceptor are found to determine the localization of the CT1 state. We examine the geminate recombination of the CT1 state and estimate its lifetime from first principles. We identify the vibrational modes that contribute to the geminate recombination. Using material parameters determined from first principles and experiments, we carry out kinetic Monte Carlo simulations to examine the charge separation of the localized CT1 state. We find that the localized CT1 state can indeed yield efficient charge separation with IQE higher than 90%. Dynamic disorder and configuration entropy can provide the energetic and entropy driving force for charge separation. Charge separation efficiency depends more sensitively on the dimension and crystallinity of the acceptor parallel to the interface than that normal to the interface. Reorganization energy is found to be the most important material parameter for charge separation, and lowering the reorganization energy of the donor should be pursued in the materials design.

Electronic and spectral properties of ametal-organic super container molecule by single point DFT

ABSTRACTMetal-organic super container (MOSC) molecules are ideal candidates for photocatalysis due to their construction with transition metal centres and tuneable cavity sizes that could house catalytic sites. The basic electronic structure for a model of extremely large size (more than 2000 ions) is explored by single point calculation using unrestricted density functional theory, and Perdue–Burke–Ernzerhof functional in Vienna ab initio simulation package software. The information obtained through these calculations (such as density of states, absorbance spectra, and charge density) will allow for analysis of a MOSC's catalytic ability. Electronic characteristics of the nanostructures (MOSCs and their building blocks) in the ground and photoexcited electronic configurations are examined. We explore if the presence of transition metal ions with open shells in such close proximity to one another may result in high spin configurations and show any arrangement into ferromagnetic ordering. Spin-unrestricted computation was applied to evaluate how optical properties could be affected by d–d transitions. A scan of a spin-polarisation parameter allows one to resolve spin configuration and obtain a connection between theory and experiment. Analysis of Kohn–Sham orbitals of interest provides insight into charge transfer mechanisms, which were found to contribute to multiple low-energy charge transfer states to the electronic structure.

Charge Dynamics in Organic Photovoltaic Materials: Interplay between Quantum Diffusion and Quantum Relaxation

This paper discusses the mechanism of generation of free charges in organic photovoltaic cells (OPV) from electrostatically bound electron–hole pairs. The efficiency of this process is explained when interfacial charge-transfer (CT) states are generated by direct optical excitation. We used semiclassical quantum dynamics at a short time scale (∼100 fs) and Redfield theory at a relatively long time scale (∼10–100 ps) to cover both the process of dissociation and the relaxation to the lowest energy state. Our calculations suggest that a CT state with an intermediate electron–hole separation can evolve into a charge-separated (CS) state on ultrafast time scales (∼100 fs) as a result of quantum diffusion. On long time scales, however, the CS states ultimately relax to the low-energy CT states due to the interaction with the thermal bath, indicating that the yield of free charge carrier generation is determined by the interplay between ultrafast charge separation, due to quantum diffusion, and the much slower ...
