Large spin Hall effect in Si at room temperature

Silicon's weak intrinsic spin-orbit coupling and centrosymmetric crystal structure are a critical bottleneck to the development of Si spintronics, because they lead to an insignificant spin-Hall effect (spin current generation) and inverse spin-Hall effect (spin current detection). Here, we undertake current, magnetic field, crystallography dependent magnetoresistance and magneto thermal transport measurements to study the spin transport behavior in freestanding Si thin films. We observe a large spin-Hall magnetoresistance in both p-Si and n-Si at room temperature and it is an order of magnitude larger than that of Pt. One explanation of the unexpectedly large and efficient spin-Hall effect is spin-phonon coupling instead of spin-orbit coupling. The macroscopic origin of the spin-phonon coupling can be large strain gradients that can exist in the freestanding Si films. This discovery in a light, earth abundant and centrosymmetric material opens a new path of strain engineering to achieve spin dependent properties in technologically highly-developed materials.

Quantum Anomalous Hall Effects in Graphene from Proximity-Induced Uniform and Staggered Spin-Orbit and Exchange Coupling.

We investigate an effective model of proximity modified graphene (or symmetrylike materials) with broken time-reversal symmetry. We predict the appearance of quantum anomalous Hall phases by computing bulk band gap and Chern numbers for benchmark combinations of system parameters. Allowing for staggered exchange field enables quantum anomalous Hall effect in flat graphene with Chern number C=1. We explicitly show edge states in zigzag and armchair nanoribbons and explore their localization behavior. Remarkably, the combination of staggered intrinsic spin-orbit and uniform exchange coupling gives topologically protected (unlike in time-reversal systems) pseudohelical states, whose spin is opposite in opposite zigzag edges. Rotating the magnetization from out of plane to in plane makes the system trivial, allowing us to control topological phase transitions. We also propose, using density functional theory, a material platform-graphene on Ising antiferromagnet MnPSe_{3}-to realize staggered exchange (pseudospin Zeeman) coupling.

Magneto-optic modulation of lateral and angular shifts in spin-orbit coupled members of the graphene family

The intrinsic spin-orbit coupling in 2D staggered monolayer semiconductors is very large as compared to graphene. The large spin orbit interaction in these materials leads to the opening of a gap in the energy spectrum and spin-splitting of the bands in each valley. In this paper, we theoretically investigate the mechanical steering of beams from these spin-orbit rich, staggered 2D materials. Mechanical steering results in noticeable deviations of the reflected and transmitted ray profiles as predicted from classical laws of optics. These effects are generally called the Goos–Hänchen (GH) and Imbert-Fedorov shifts. We find that electric and magnetic field modulated giant spatial and angular GH shifts can be achieved in these materials for incident angles in the vicinity of the Brewster angle in the terahertz regime. We also determine the dependence of beam shifts on the chemical potential and find that the Brewster angle and the sign of GH shift can be controlled by varying the chemical potential. This allows the possibility of realizing spin and valley dependent optical effects that can be useful readout markers for experiments in quantum information processing, biosensing, and valleytronics, employed in the terahertz regime.

Large, Tunable Valley Splitting and Single-Spin Relaxation Mechanisms in a Si / Six Ge1−x Quantum Dot

Valley splitting is a key figure of silicon-based spin qubits. Quantum dots in Si/SiGe heterostructures reportedly suffer from a relatively low valley splitting, limiting the operation temperature and the scalability of such qubit devices. Here, we demonstrate a robust and large valley splitting exceeding 200 $\mu$eV in a gate-defined single quantum dot, hosted in molecular-beam epitaxy-grown $^{28}$Si/SiGe. The valley splitting is monotonically and reproducibly tunable up to 15 % by gate voltages, originating from a 6 nm lateral displacement of the quantum dot. We observe static spin relaxation times $T_1>1$ s at low magnetic fields in our device containing an integrated nanomagnet. At higher magnetic fields, $T_1$ is limited by the valley hotspot and by phonon noise coupling to intrinsic and artificial spin-orbit coupling, including phonon bottlenecking.

Tailoring metal-insulator transitions and band topology via off-resonant periodic drive in an interacting triangular lattice

A triangular lattice with onsite Coulomb interaction $U$ present only on one sub-lattice, is periodically driven by electromagnetic field with a frequency $\Omega \gg (t,~U)$ at half filling. In this high frequency limit, the electromagnetic vector potential, with an amplitude $A$, modifies the bare hopping and generates new next nearest neighbour hopping parameters. For $U=0$, the driving acts like an emergent intrinsic spin-orbit coupling term and stabilises three dispersive bands with the lower and upper bands having non zero Chern numbers. Within a slave rotor mean field theory, we show that while $U$ freezes out charge fluctuations on the interacting sub-lattice, it does not open up a charge gap without the external drive. In presence of the drive, and small $U$, the system exhibits repeated metal insulator transitions as a function of the amplitude $A$. For large $U$, we establish that the freezing of charge fluctuations on the interacting sub-lattice stabilizes an emergent, low energy \textit{half filled non-interacting Kane-Mele model}, whose band gaps can be tuned by varying $A$. In this limit, we show that the external drive provides an handle to engineer periodic band inversions at specific values of $A$ accompanied by topological phase transitions that are characterised by swapping of band Chern numbers.

In-gap states of magnetic impurity in quantum spin Hall insulator proximitized to a superconductor

We study in-gap states of a single magnetic impurity embedded in a honeycomb monolayer which is deposited on superconducting substrate. The intrinsic spin–orbit coupling induces the quantum spin Hall insulating (QSHI) phase gapped around the Fermi energy. Under such circumstances we consider the emergence of Shiba-like bound states driven by the superconducting proximity effect. We investigate their topography, spin-polarization and signatures of the quantum phase transition manifested by reversal of the local currents circulating around the magnetic impurity. These phenomena might be important for more exotic in-gap quasiparticles in such complex nanostructures as magnetic nanowires or islands, where the spin–orbit interaction along with the proximity induced electron pairing give rise to topological phases hosting the protected boundary modes.

Emerging chiral edge states from the confinement of a magnetic Weyl semimetal in Co3Sn2S2

The quantum anomalous Hall effect (QAHE) and magnetic Weyl semimetals (WSMs) are topological states induced by intrinsic magnetic moments and spin-orbit coupling. Their similarity suggests the possibility of achieving the QAHE by dimensional confinement of a magnetic WSM along one direction. In this study, we investigate the emergence of the QAHE in the two-dimensional (2D) limit of magnetic WSMs due to finite size effects in thin films and step-edges. We demonstrate the feasibility of this approach with effective models and real materials. To this end, we have chosen the layered magnetic WSM Co$_3$Sn$_2$S$_2$, which features a large anomalous Hall conductivity and anomalous Hall angle in its 3D bulk, as our material candidate. In the 2D limit of Co$_3$Sn$_2$S$_2$ two QAHE states exist depending on the stoichiometry of the 2D layer. One is a semimetal with a Chern number of 6, and the other is an insulator with a Chern number of 3. The latter has a band gap of 0.05 eV, which is much larger than that in magnetically doped topological insulators. Our findings naturally explain the existence of chiral states in step edges of bulk Co$_3$Sn$_2$S$_2$ which habe been reported in a recent experiment at $T = 4K$ and present a realistic avenue to realize QAH states in thin films of magnetic WSMs.

Interfacial Dzyaloshinskii-Moriya interaction arising from rare-earth orbital magnetism in insulating magnetic oxides

The Dzyaloshinskii-Moriya interaction (DMI) is responsible for exotic chiral and topological magnetic states such as spin spirals and skyrmions. DMI manifests at metallic ferromagnet/heavy-metal interfaces, owing to inversion symmetry breaking and spin-orbit coupling by a heavy metal such as Pt. Moreover, in centrosymmetric magnetic oxides interfaced by Pt, DMI-driven topological spin textures and fast current-driven dynamics have been reported, though the origin of this DMI is unclear. While in metallic systems, spin-orbit coupling arises from a proximate heavy metal, we show that in perpendicularly-magnetized iron garnets, rare-earth orbital magnetism gives rise to an intrinsic spin-orbit coupling generating interfacial DMI at mirror symmetry-breaking interfaces. We show that rare-earth ion substitution and strain engineering can significantly alter the DMI. These results provide critical insights into the origins of chiral magnetism in low-damping magnetic oxides and identify paths toward engineering chiral and topological states in centrosymmetric oxides through rare-earth ion substitution.

Giant proximity exchange and valley splitting in transition metal dichalcogenide/ hBN /(Co, Ni) heterostructures

We investigate the proximity-induced exchange coupling in transition-metal dichalcogenides (TMDCs), originating from spin injector geometries composed of hexagonal boron-nitride (hBN) and ferromagnetic (FM) cobalt (Co) or nickel (Ni), from first-principles. We employ a minimal tight-binding Hamiltonian that captures the low energy bands of the TMDCs around K and K' valleys, to extract orbital, spin-orbit, and exchange parameters. The TMDC/hBN/FM heterostructure calculations show that due to the hBN buffer layer, the band structure of the TMDC is preserved, with an additional proximity-induced exchange splitting in the bands. We extract proximity exchange parameters in the 1--10 meV range, depending on the FM. The combination of proximity-induced exchange and intrinsic spin-orbit coupling (SOC) of the TMDCs, leads to a valley polarization, translating into magnetic exchange fields of tens of Tesla. The extracted parameters are useful for subsequent exciton calculations of TMDCs in the presence of a hBN/FM spin injector. Our calculated absorption spectra show large splittings for the exciton peaks; in the case of MoS$_2$/hBN/Co we find a value of about 8 meV, corresponding to about 50 Tesla external magnetic field in bare TMDCs. The reason lies in the band structure, where a hybridization with Co $d$ orbitals causes a giant valence band exchange splitting of more than 10 meV. Structures with Ni do not show any $d$ level hybridization features, but still sizeable proximity exchange and exciton peak splittings of around 2 meV are present in the TMDCs.

Ising superconductors: Interplay of magnetic field, triplet channels, and disorder

We study the superconducting instability in disordered non-centrosymmetric monolayers with intrinsic Ising spin-orbit coupling (SOC) subjected to an in-plane Zeeman magnetic field. The pairing interaction contains the channels allowed by crystal symmetry, such that in general, the pairing state is a mixture of singlet and triplet Cooper pairs. The joint action of SOC and Zeeman field selects a specific in-plane $\mathbf{d}$-vector triplet component to couple with the singlets, which gains robustness against disorder through the coupling. The out-of-plane $\mathbf{d}$-vector component, that in the clean case is immune to both the Zeeman field and SOC is obliterated by a very small impurity scattering rate. We formulate the quasi-classical theory of Ising superconductors and solve the linearized Eilenberger equations to obtain the pair-breaking equations that determine the Zeeman field -- temperature dependence of the continuous superconducting transition. Our discussion emphasizes how the Zeeman field, SOC and disorder affect the different superconducting order parameters, and we show how the spin-fields inevitably induce odd-frequency pairing correlations.

Flat bands and nontrivial topological properties in an extended Lieb lattice

We report the appearance of multiple numbers of completely flat band states in an extended Lieb lattice model in two dimensions with five atomic sites per unit cell. We also show that this edge-centered square lattice can host intriguing topologically nontrivial phases when intrinsic spin-orbit (ISO) coupling is introduced in the microscopic description of the corresponding tight-binding Hamiltonian of the system. This ISO coupling strength acts like a complex next-nearest-neighbor hopping term for this model and can be, in principle, tuned in a real-life experimental setup. In the presence of this ISO coupling, the band spectrum of the system gets gapped out, leading to nonzero integer values of the spin Chern number for different bands, indicating the nontrivial topological properties of the system. Furthermore, we show that for certain values of the ISO coupling, nearly flat bands with nonzero Chern numbers emerge in this lattice model. This opens up the possibility of realizing interesting fractional quantum spin Hall physics in this model when interaction is taken into account. This study might be very useful in an analogous optical lattice experimental setup. A possible application of our results can also be anticipated in the field of photonics using single-mode photonic waveguide networks.

Superconducting vortices generated via spin-orbit coupling at superconductor/ferromagnet interfaces

Spin-orbit coupling (SOC) is known to play an important role in superconductor/ferromagnet heterostructures. Here we demonstrate that SOC results in the spontaneous generation of vortices in an \textit{s}-wave superconductor placed below a ferromagnetic metal with intrinsic or interfacial SOC. By using the generalized London and Ginzburg-Landau theories, we calculate the supercurrent amplitude in various types of S/F heterostructures at and below the superconducting critical temperature. In particular, we show that even in the limit of weak SOC, vortex-antivortex pairs are stabilized and that an attractive interaction between vortices and SOC act to pin vortices along the S/F interface. We discuss key experiments to investigate these phenomena, which would provide a platform to the creation of Abrikosov vortex memory.

Current-induced spin polarization in monolayer InSe

We find that perpendicular electric fields can give rise to a tunable current-induced spin polarization in monolayer InSe. The interplay between the Rashba and the intrinsic Dresselhaus spin-orbit coupling leads to several Lifshitz transitions near the valence band maxima. Interestingly, the sign of the spin polarization changes with increasing perpendicular electric fields. We propose a spin potentiometric device to measure current-induced spin polarization.

Topological phase transitions on the square-octagon lattice with next-nearest-neighbor hopping

We investigate the topological phase transitions on the square-octagon lattice with an intrinsic spin-orbit coupling and an additional real next-nearest-neighbor hopping. We study the evolution of the band structure under the next-nearest-neighbor hopping parameters. Based on the spin Chern numbers, we present the phase diagrams of our model and find that a quantum spin Hall phase can be realized at different filling factors. Upon the inclusion of the staggered potential, we also discuss the effect of the time-reversal symmetry breaking term on the stability of the quantum spin Hall state. The variation of the spin-dependent staggered potential is shown to induce the time-reversal symmetry-broken quantum spin Hall phases, and the spin-imbalanced and spin-filtered quantum anomalous Hall phases. The phase transitions are always accompanied by closing of the bulk band gap. We finally demonstrate the edge-state properties of different topological phases.

Spin-charge coupled transport in van der Waals systems with random tunneling

We study the electron and spin transport in a van der Waals system formed by one layer with strong spin-orbit coupling and a second layer without spin-orbit coupling, in the regime when the interlayer tunneling is random. We find that in the layer without intrinsic spin-orbit coupling spin-charge coupled transport can be induced by two distinct mechanisms. First, the gapless diffusion modes of the two isolated layers hybridize in the presence of tunneling, which constitutes a source of spin-charge coupled transport in the second layer. Second, the random tunneling introduces spin-orbit coupling in the effective disorder-averaged single-particle Hamiltonian of the second layer. This results in non-trivial spin transport and, for sufficiently strong tunneling, in spin-charge coupling. As an example, we consider a van der Waals system formed by a two-dimensional electron gas (2DEG)--such as graphene--and the surface of a topological insulator (TI) and show that the proximity of the TI induces a coupling of the spin and charge transport in the 2DEG. In addition, we show that such coupling can be tuned by varying the doping of the TI's surface. We then obtain, for a simple geometry, the current-induced non-equilibrium spin accumulation (Edelstein effect) caused in the 2DEG by the coupling of charge and spin transport.

Nonlocal magnetolectric effects in diffusive conductors with spatially inhomogeneous spin-orbit coupling

We present a theoretical study of nonlocal magnetoelectric effects in diffusive hybrid structures with an intrinsic linear-in-momentum spin-orbit coupling (SOC) which is assumed to be spatially inhomogeneous. Our analysis is based on the SU(2)-covariant drift-diffusion equations from which we derive the BC at hybrid interfaces. Within this formulation, the spin current is covariantly conserved when the spin relaxation is only due to the intrinsic SOC. This conservation leads to the absence of spin Hall (SH) currents in homogeneous systems. We also consider extrinsic sources of relaxation (ESR), as magnetic impurities, which break the covariant spin conservation, and may lead to SH currents. We apply our model to describe nonlocal transport in a system with an interface separating two regions: one normal region without intrinsic SOC and one with a Rashba SOC. We first explore the inverse spin-galvanic effect, i.e., a spin polarization induced by an electric field. We demonstrate how the spatial behavior of such spin density depends on both, the direction of the electric field and the strength of the ESR rate. We also study the spin-to-charge conversion, and compute the charge current and the distribution of electrochemical potential in the Rashba region induced by a spin current injected into the normal region. In systems with an inhomogeneous SOC varying in one spatial direction, we find an interesting nonlocal reciprocity between the spin density induced by a charge current at a given point in space, and the spatially integrated current induced by a spin density injected at the same point.

De Haas-van Alphen effect of correlated Dirac states in kagome metal Fe3Sn2

Primarily considered a medium of geometric frustration, there has been a growing recognition of the kagome network as a harbor of lattice-borne topological electronic phases. In this study we report the observation of magnetoquantum de Haas-van Alphen oscillations of the ferromagnetic kagome lattice metal Fe3Sn2. We observe a pair of quasi-two-dimensional Fermi surfaces arising from bulk massive Dirac states and show that these band areas and effective masses are systematically modulated by the rotation of the ferromagnetic moment. Combined with measurements of Berry curvature induced Hall conductivity, our observations suggest that the ferromagnetic Dirac fermions in Fe3Sn2 are subject to intrinsic spin-orbit coupling in the d electron sector which is likely of Kane-Mele type. Our results provide insights for spintronic manipulation of magnetic topological electronic states and pathways to realizing further highly correlated topological materials from the lattice perspective.

Ferromagnetic resonance of perpendicularly magnetized Tm3Fe5O12/Pt heterostructures

Broadband ferromagnetic resonance is used to investigate magnetization dynamics, damping, interfacial spin transport, and perpendicular magnetic anisotropy (PMA) of (111)-oriented epitaxial thin films of the ferrimagnetic insulator Tm3Fe5O12 (TmIG) on substrates of (111)-oriented Gd3Ga5O12. A PMA field of ∼162 mT is found at 350 K, in the temperature range where spin–orbit torque switching was previously reported [Avci et al., Nat. Mater. 16, 309–314 (2017)]. A Landé g-factor of 1.56 strongly supports large intrinsic spin–orbit coupling due to the presence of the heavy rare earth Tm. Gilbert damping coefficients α are compared for three samples: a 28 nm thin TmIG film (α ∼ 0.014), a TmIG (28 nm)/Pt (6 nm) bilayer (α ∼ 0.022), and a TmIG (28 nm)/Cu (3 nm)/Pt (6 nm) trilayer (α ∼ 0.024). Applying the spin pumping formalism, we find that the real part of the effective interfacial spin mixing conductance Geff↑↓ = 5.7 × 1014 Ω−1 m−2 is comparable to that of well-studied garnet/Pt interfaces. Our work strengthens the candidacy of TmIG for spintronics applications requiring PMA in insulating thin films.
