The k ∥-dependence of electron energies for n-type Si(001)-inversion layers shows two new features. (1) The existence of an additional resonance when the position of the interface is varied substantiates the interpretation as resonances between surface- and subband-states. (2) The valley-splitting of the Fermi lines is highly anisotropic. This provides an additional mechanism for surface roughness scattering.
