Abstract

Structural changes associated with a ferroelectric phase transition induced by Li dopants in II–VI semiconductor ZnO were studied. All X-ray diffraction reflections are well explained by the hexagonal wurtzite structure, P63 mc; this evidence suggests no changes in space group at the paraelectric-ferroelectric phase transition. The lattice constant c (the polar axis) shows an increase of 0·002 Å at Tc , although no appreciable anomalies in the a-axis. Temperature dependence of X-ray intensities of the (3,0,0) and the (0,0,6) is also very slight. A broad anomaly in thermal expansion coefficient of ceramic Zn1-x Li x O (x = 0·1) was observed around Tc . The ferroelectric phase transition results from small structural distortion by the introduction of Li substituting the host Zn in wurtzite structure.
