Abstract

AbstractAn analytical calculation is given of the energy minibands of a superlattice with graded interfaces and the sawtooth superlattice applying a simple two band model to describe electrons in coduction band and light holes, and a single band equation for heavey holes with good agreement with calculations reported before. The effective energy gap in the superlattice with graded layers as a function of the thickness of the graded interfaces shows a different behavior than reported before for small superlattice period. It is shown that with simple enough envelope function models such composite graded systems can be treated with good results.
