Abstract

A theoretical model is presented, which describes the influence of number, distribution and capture cross-section of surface states on a recombination lifetime measurement. Experimental results, which support this model are shown for Si-wafers with surface state densities in the range 6 × 10 9–1.5 × 10 11 cm −2 eV −1.
