Abstract
Manganese, carbon and silicon have been identified as major unintentional impurities present in a particular ultra high vacuum molecular beam epitaxy growth system. The various origins of these impurities are discussed and results are presented on the optical and electrical properties of MBE (100) GaAs layers containing these impurity atoms.
