Abstract

The results have been presented of investigations into the structure of silicon crystals obtained by the VLS method with platinum and gold as liquid-forming agents. It has been found that in all the crystals under investigation of 60–150μm diameter, there occur alloy entrapments and other defects resulting from the latter. Simultaneously, despite a strong tendency towards formation of entrapments when using platinum, at least, fragments of the crystals with a perfect structure can be obtained. In addition to the defects formed in the course of crystallization, there occurs in crystals a structure disturbance zone resulting from the presence of the alloy termination. It has been shown that stresses in this zone are higher than the elastic stresses.
