Abstract
Low energy ion scattering spectroscopy (LEIS) and low energy negative recoil spectroscopy (LENRS) have been used to sputter depth profile Fe/Ta thin films on Si. The advantages of the techniques for routine depth profile analysis — good depth resolution and sensitivity to both high and low mass elements through combined LEIS and LENRS are illustrated.
