Abstract
The results of studying the degradation in PNP and NPN bipolar transistors at different test conditions for total ionizing dose effect are presented. It is confirmed that the gain change at total ionizing dose testing depends strongly on the electrical conditions. The features of the dose rate impact at the degradation of transistors in a wide range of doses are described.
