Abstract

AbstractBy the use of homogeneously excited small mesa structures a highly uniform electron‐hole plasma (EHP) is created in InGaAs/InP and GaAlAs single quantum wells. The spectra obtained from mesa structures differ strongly from data of usually used inhomogeneously excited samples. The spectra clearly show band‐filling up to the of the potential well and strong renormalization effects. The emission spectra are analyzed by a lineshape model including the full coupled non‐parabolic valence bands for the dispersion of the holes and the transition matrix elements in the case of GaAs/GaAlAs and by the use of parabolic subbands for electron‐hole plasmas in InGaAs/InP quantum wells. A strong dependence is observed of the renormalization on the subband index for low plasma temperatures.
