Abstract

The influence of the substrate surface orientation and the oxidation process on the silicon work function in the AlSiO 2Si system has been investigated. The work function for the (100) substrate surface was found to be smaller than that obtained for (111) orientation. It is stated that the wet oxidation process gives a lower work function value than the dry oxidation process.
