Abstract
Self-consistent Kohn-Sham method is used to investigate the surface structure of electron-hole drops (EHD) in GaP. If the conduction bands are located on the X-point and have a degeneracy of 3, the surface tension is found to be 85 × 10 −4 erg cm −2. In the presence of a “camel's-back” structure and a conduction band degeneracy of 6, the surface tension is calculated to be 130 × 10 −4 erg cm −2. The surface charge on the EHD is found to be negative irrespective of whether the conduction band degeneracy is 3 or 6.
