Abstract

The problem of self-consistent renormalization of the Zeldovich nucleation rate for the formation of a two-dimensional (2D) III–V compound crystal in the volume of Au–III–V ternary solution has been theoretically studied. A physicochemical model is proposed for 2D nucleus formation during growth from this solution according to the vapor–liquid–solid (VLS) mechanism. A formula is derived for the work of nucleus formation, which vanishes as the critical nucleus size tends to unity. An expression for the nucleation rate is obtained, according to which this rate varies by orders of magnitude as a result of the renormalization.
