Abstract

We present full-scale calculations of the frequency dependence of second harmonic generation due to intervalence sub-band transitions in p-type GaAsAlAs and SiSiGe asymmetric quantum well structures (QWSs). We demonstrate that the response is dominated by excitations lying throughout the Brillouin zone and that the states involved are not predicted by semiclassical models. Significant light and heavy hole momentum mixing away from the zone center is responsible for the second harmonic generation.
