Abstract
The layer-by-layer growth mode was readily realized on exactly oriented GaAs(111)B and GaAs(110) substrates by migration-enhanced epitaxy. This growth mode results in a mirror surface with low hillock density of ∼10 3 cm −2 which is 3 orders of magnitude lower than the density obtained by conventional MBE growth.
