Abstract
Elastic (non-Rutherford) backscattering of 1.68 MeV protons is used to rapidly analyse the composition of semi-insulating polysilicon (SIPOS) films deposited on silicon substrates. The films are mixtures of Si, O and N, and the technique is sensitive to light e ement concentrations greater than about 2%.
