Abstract

Large-amplitude quantum oscillations are observed in the magnetotransport in GaAs-${\mathrm{Ga}}_{0.8}$${\mathrm{In}}_{0.2}$As strained-layer superlattices. These measurements demonstrate that single-crystal perfection and high mobilities at low temperatures can be achieved in a new class of semiconductor structures. The properties of these structures can be tailored easily over a wide range inaccessible to naturally occurring lattice-matched heterostructures.
