Abstract

Rutherford backscattering spectrometry was used to investigate sputtered films of tantalum silicide deposited with different ratios of tantalum and silicon. Conventional furnace annealing and halogen lamp annealing were applied. The indepth composition of the films depends on whether they are prepared on silicon or on silicon oxide.
