Abstract
An overview of modeling and simulation of physical processes which produce topographical effects in fabrication of integrated circuits is given. Resist characterization techniques, applications of optical aerial image simulation to lithography and inspection, and linking of layout with process, device, and circuit simulation are emphasized.
