Abstract

Abstract The modelling of submicron hot electron devices needs special methods able to take into account the non stationary electron dynamics. Two most important methods are reviewed. The Monte Carlo multi particle approach with selfconsistant determination of the electric field proves to be able to support realistic simulations of advanced devices at the boundary between classical and quantum scale; but it is much consuming in computer time and memory. Fluid hydrodynamic models incorporating momentum and energy relaxation equations have been developed. They are discussed in this paper from the point of view of accuracy and capability to reduce the necessary computer resources.
