Abstract
We analyze the thermodynamic equilibria between the solid, liquid and vapor phases of the In-Sb system. From this analysis, we deduce the “window” in pressure and temperature within which molecular beam epitaxy of the InSb zincblende compound is thermodynamically preffered over condensation of other phases. Our method of analysis should be generally applicable to other III–V systems as well.
