Abstract

Abstract The phase equilibria between liquid and zinc-blende-type compounds in the Ga-As-Sb system were investigated using differential thermal analysis and electron probe microanalysis in order to examine the liquidus temperature over the whole range of composition and the miscibility gap in the solid phase. Thermodynamic calculations were also carried out by coupling the phase equilibria with thermochemical information. It is shown that the GaAs-GaSb pseudobinary system is a peritectic type with an asymmetric immiscibility and a petitectic temperature of 745 °C.
