Abstract

A position of maximum growth rate has been determined in a furnace system used for the synthesis, solute diffusion (SSD) growth of GaP. The selection is based on temperature measurements both in an empty ampoule and in a gallium melt. To maintain this optimum position automatically during growth, two simple methods are described. The first consists of a float assembly operated by the weight gain of the crucible during the reaction. The dimensions of the float are determined by the crucible size. The second uses the consumption of phosphorus to achieve the same goal.
