Abstract

We have investigated the influence of the growth conditions on the intensity of the blue emission from arsenic doped GaN films grown by plasma-assisted molecular beam epitaxy. We have demonstrated, that for fixed Ga, N and As fluxes there is an optimum growth temperature, at which the highest blue emission intensity is observed. Possible models explaining this effect were discussed.
