Abstract

Magnetic resonance of anion antisite defects in GaAs could recently be measured using optical detection with increased sensitivity compared to conventional detection. Recent results for semi-insulating “as-grown” GaAs and GaP are reviewed and first results on electron irradiated and plastically deformed GaAs are reported. The relation of the antisite defects in GaAs to the EL2 defects is discussed.
