Abstract

Abstract Luminescent GaAs alloyed p-n junctions exhibit pronounced difference in their spectral characteristics and the dependence of their emission on crystal orientation as compared with conventional diffused junctions. The observed radiation is shown to originate in the alloyed p-type region and is most likely determined by band-tailing effects.
