Abstract

The organic bipolar mode thin film transistors (OBTFTs) are fabricated by the method of evaporation in vacuum with copper phthalocyanine (CuPc) dye, and has five layered structure of Au / CuPc / Al / CuPc / Au. The experiment reveals that OBTFTs has obtained low driving voltage, high current density and high switch speed such as I <sub xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">DS</sub> =1.2×10 <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">-6</sup> A/mm <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</sup> , and the degree of 1000Hz. The OBTFTs has excellent operation characteristics of like bipolar static induction transistors.
