Abstract

The first stage of nanoripples formation on silicon surface under inclined gas cluster ion beam irradiation is investigated. It was shown that ordered ripples appear as the result of emerging and self-organization of single standing protrusions spontaneously developed on the surface. The shapes of protrusions and ripples depending on the ion fluence and the angle of incidence are discussed.
