Abstract

An attempt is made in this paper to study the effective electron mass in semiconductor superlattices, taking GaAs/AlAs superlattice as an example. It is found that the effective masses at the Fermi level depend of both the Fermi energy and the subband index. These masses increase with electron concentration and the barrier width non-linearly.
